Abstract

技术领域
本发明涉及形成非易失可变电阻器件的方法以及形成包含硒化银的结构的方法。
背景技术
半导体制造继续努力使得单独的电子器件越来越小,导致更密集的集成电路。一类集成电路包括其中信息以二进制数据形式储存的存储电路。电路可被这样制造,使得数据是易失的或非易失的。易失性存储器在电力中断时导致数据丢失。非易失性存储电路即使在电力中断时也保持储存的数据。
本发明主要是对Kozicki等人的No.5,761,115、5,896,312、5,914,893和6,084,796美国专利中披露的存储电路的设计和操作的改进,其最终源于在1996年5月30日提交的美国专利申请序列号08/652,706(披露了什么是可编程金属单元)。这种单元包括绝缘介电材料介于其间的相对电极。包含在介电材料内的是可变电阻材料。这种材料的电阻可在低电阻和高电阻状态之间改变。在其通常的高电阻状态下,为了执行写操作,将电压电势施加给某个电极,同时其它电极保持零电压或接地。电压施加于此的电极起阳极的作用,而保持零电压或接地的电极起阴极的作用。可变电阻材料的特性是这样的,它在特定的外加电压下经历变化。当这样的电压被施加时,在该材料内诱发低电阻状态,从而在顶部和底部电极之间发生导电。

发明内容
本发明包括形成非易失性可变电阻器件的方法以及形成包含硒化银的结构的方法。在一种实施方式中,形成非易失性可变电阻器件的方法包括在衬底上形成包括银元素的图案块(mass)。包括硒元素的层在衬底上形成,且包括包含银元素的图案块。衬底暴露在对仅使硒元素的一些与银元素反应有效的条件下,以形成包含硒化银的图案块。未反应的硒元素从衬底去除。提供与包含硒化银的图案块的一部分电连接的第一导电电极。提供与包含硒化银的图案块的另一部分电连接的包含硒化锗的材料。提供与包含硒化锗的材料电连接的第二导电电极。
在一种实施方式中,形成包含硒化银的结构的方法包括形成包含第一外部和第二外部的衬底。第一外部包括包含银元素的图案块。第二外部不包括银元素包含硒元素的层在第一和第二外部上形成。衬底暴露于对以下两个都有效的氧化条件下,a)使在第一部分上接收的硒元素与银元素反应,以形成包含硒化银的图案块,和b)从衬底去除第二外部上的层的硒元素。

优选实施例详细描述
本发明所披露的内容是为了促进美国专利法的根本目的,即“为了促进科学和工艺的进步”(第1条第8段)而提交。
首先参看图1至图8描述形成非易失性可变电阻器件的示范性实施例。图1描述了衬底片段10,包括底部衬底12和形成在其上的第一导电电极材料14。底部衬底12可包括任何适合的支承衬底,例如,包含体单晶硅(bulk monocrystalline Silicon)的半导体衬底。在本文档的上下文中,术语“半导体衬底”或“半导电衬底”定义为是指包含半导电材料的任何构造,包括但不限于例如半导电晶片等体半导电材料(独立地或在其上包含其它材料的组件中)和半导电材料层(独立地或在其上包含其它材料的组件中)。术语“衬底”是指任何支承结构,包括但不限于上述的半导电衬底。同样,在本文档的上下文中,除非另外说明,术语“层”包含单层或多层。层14的示范性优选材料是元素钨。
绝缘材料16在第一导电电极材料14上形成。这种材料通过任何适合的图案化方法(即,平版印刷术,例如光刻等)图案化,以形成穿过此处到第一导电电极材料14的开口18。开口18包括正在制造的器件的可设定最终电阻的结构的至少部分的某一想要的形状,这将在继续描述中将会清楚。
参看图2,开口18已经用与第一导电电极材料14电连接的包含银元素的材料20填充。用于材料20的示范性优选材料包括至少50克分子百分比银元素,更优选地至少95克分子百分比银元素,甚至更优选地大于99克分子百分比银元素。在所示出的优选实例中,绝缘材料16具有大致平坦的最外表面最近开口18,开口18中的图案块/包含银元素的材料20具有与绝缘材料外表面共面的最外表面。而且,图案块20可被认为具有某一最大第一厚度,示范性厚度在约50埃到约2000埃的范围内。
产生图2所示结构的一个实例方法在衬底上覆盖地淀积一层包含银的材料,然后使至少向回平坦化到外部绝缘层16顶部。仅作为实例,这种淀积通过化学或物理装置进行。而且,通过抗蚀剂深蚀刻、化学抛光、机械抛光、或其任何组合、或通过任何其它现有的或待研制的方法进行抛光或平坦化。而且,可选地或仅作为实例,通过在所示开口内无电或以其它方式淀积银包含材料20,以便材料20有效地仅淀积在其中并向上生长,且生长优选在材料20大致抵达绝缘材料16的上表面的地方停止,形成图2所示构造。无论如何,图2仅示出一个在衬底上形成包含银元素的图案块的实例。
参看图3,包含硒元素的层22在衬底10上形成,包括在包含银元素的图案块20上。层22优选包括至少90克分子百分比的硒元素,更优选包括至少95克分子百分比的硒元素,甚至更优选包括大于99克分子百分比的硒元素。

图5描述了可选实施例10a。适当的地方使用与第一实施例相似的标号,区别之处在于添加后缀“a”。图5描述了形成包含硒化银的图案块的最外部分25a,而图案块的最内部分20a保持为最初形成的包含淀积银的材料。仅作为例子,最内部分20a的剩余厚度优选为从所示出的图案块的总厚度的0%到10%。图4和图5都仅示出一个实施例,其中所述暴露形成包含硒化银的填充的开口的二分之一以上。可选地,仅作为例子,可填充二分之一或不到二分之一。而且,在所示出的优选实施例中,暴露形成具有大于最大第一厚度的最大第二厚度的图案块。
一个用于所述暴露的实例优选工艺包括在从约30mTorr到760Torr的压力下以从约40℃到约100℃的温度使衬底退火从约1小时到约3小时。较高的温度通常产生较高的退火速度。可控制条件和时间以获得改变为包含硒化银的材料的块的理想量。而且,仅作为例子,在适合的氧化空气下退火也是可能的,如下面更充分地描述的。
参看图6,未反应的硒元素22已经从衬底去除。如所示出的,优选去除是从衬底去除所有剩余的未反应硒元素。去除的一个例子包括化学蚀刻,优选以相对于硒化银包含材料25有选择地去除硒元素包含材料16的可选方式。执行上述的实例湿蚀刻包括举例来说以从室温到50℃和环境压力使用过氧化氢。实例干式工艺包括使用CF4的等离子蚀刻。进一步仅作为实例,去除未反应的硒元素的可选工艺包括将衬底温度提高到接近硒的熔化温度,即从200℃到250℃),以大气压力从10分钟到一小时,用于使未反应的硒从衬底蒸发。
参看图7,硒化锗材料层26(即,优选40克分子百分比锗和60克分子百分比硒)形成在硒化银包含材料25上并与之电连接。第二导电电极材料28在其上形成,从而通过材料26与硒化银25电连接。第二导电电极材料28可以与第一导电电极材料14相同或不同。在所描述的实施例中用于电极28的示范性优选材料是银元素。无论如何,在优选实施例中,这种材料提供了示范性加工工艺:提供与包含硒化银的图案块25的一部分电连接的第一导电电极,提供与包含硒化银的图案块的另一部分电连接的包含硒化锗的材料,以及提供与包含硒化锗的材料电连接的第二导电电极。
上述示范性优选实施例工艺以不同的或单独的加工步骤进行暴露和去除。本发明也设想了以相同或单个共同的加工步骤进行暴露和去除。图8描述了可选实施例10c,该实施例10c描述了图3所示晶片的可选加工工艺,该加工工艺产生对图4所描述的构造稍作修改的构造。在图8中,暴露和去除发生在包括至少100℃和通过氧化去除未反应的硒元素的空气的共同加工步骤中。优选地,氧化空气使用弱氧化剂或稀释的氧化剂,例如小于或等于5体积百分比的氧化剂,优选为小于或等于1%。实例优选氧化空气包括N2O、NOx、O3、F2和Cl2。仅作为实例,优选条件包括从40℃到250℃的高温、从30毫托到760托的压力、和从30分钟到2小时。
如上所示,优选选择充分稀释的或弱的氧化条件和空气,以防止在驱动(物理地或通过反应)硒元素进入图案块20之前包含硒的材料22在图案块20上完全氧化,以便形成有效的硒化银块25c。然而,由于在氧化期间在图案块上的硒元素包含层22的最外部分处氧化,这种氧化通常导致去除一些硒元素。在这个或任一实施例中更优选的是,暴露驱动图案块上接收的硒元素部分的至少大部分进入图案块。
本发明还设想了形成任一包含硒化银的结构的方法(无论是否用在非易失性可变电阻器件中)。这种方法设想了形成包含第一外部和第二外部的衬底,同时构成图案块的第一外部包含银元素,而第二部分不包含银元素。仅作为例子并参看图2和图3,包含银元素的图案块20的最外部包括示范性第一外部,同时绝缘材料16的最外部构成示范性第二外部。包含硒元素的层形成在第一和第二外部上。衬底暴露于氧化条件下,仅作为例子,例如上面所述的,用于a)使在第一部分上接收的硒元素与银元素反应,以形成包含硒化银的图案块,b)从衬底去除第二外部上的层的硒元素。优选地,暴露将所有未反应的硒从衬底去除。而且,根据上述优选实施例,这种暴露往往会将第一部分上的层的硒元素的一些从衬底去除,但是仍优选驱动在第一部分上接收的硒元素部分的至少大部分进入图案块,更优选至少80克分子百分比。而且,这种暴露优选形成具有大于暴露前的最大第一厚度的最大第二厚度的图案块。
上述所描述的实施例示出这样的工艺,其中开口18内的材料的至少大部分和在一种情形下基本上全部被形成以包含银元素。图9至图11示出可选实施例10d。适当的地方使用与第一实施例相似的标号,不同之处在于添加后缀“d”或用不同的标号。图9描述了在开口18内接收的可选包含银元素的材料20d。这包括下部示范性硒化锗部分21(即优选40%锗和60%硒)和上覆的优选为>99%(99 Percent-plus)的纯银元素区域23。仅作为实例,这可通过相对于绝缘层16的适当淀积或平坦化形成。包含硒的层22d形成在其上。

Claims (51)
1.一种形成非易失性可变电阻器件的方法,包括:
在衬底上形成包含银元素的图案块;
在所述衬底上形成包含硒元素的层,包括包含银元素的图案块上;
将所述衬底暴露于这样的条件下,所述条件用于仅使所述硒元素的一些与所述银元素反应,以形成包含硒化银的图案块;
将未反应的硒元素从所述衬底去除;
提供与包含硒化银的图案块的一部分电连接的第一导电电极;
提供与包含硒化银的图案块的另一部分电连接的包含硒化锗的材料;以及
提供与包含硒化锗的材料电连接的第二导电电极。
2.根据权利要求1所述的方法,其中在所述暴露之前所述图案块包括至少50克分子百分比的银元素。

提供与包含硒化锗的材料电连接的第二导电电极。
21.一种形成非易失性可变电阻器件的方法,包括:
在衬底上形成第一导电电极材料;
在所述第一导电电极材料上形成绝缘材料,并且形成穿过该绝缘材料到所述第一导电电极材料的开口,所述开口包括所述器件的最终电阻可设定结构的至少部分的理想形状;
用与所述第一导电电极材料电连接的银元素包含材料填充所述开口;
在所述绝缘材料上和所述开口内的包含银元素的材料上形成包含硒元素的层;
将所述衬底暴露于这样的条件下,所述条件用于使在所述银元素上接收的硒元素反应,以形成包含硒化银的所述填充的开口的至少部分;
将所述绝缘材料上接收的未反应的硒元素从所述衬底去除;以及
提供与所述硒化银电连接的包含硒化锗的材料;以及
提供与包含硒化锗的材料电连接的第二导电电极。
22.根据权利要求21所述的方法,其中所述暴露形成所述填充的开口的至少大部分,以包含硒化银。
23.根据权利要求21所述的方法,其中所述暴露形成所述填充的开口的不足二分之一,以包含硒化银。
24.根据权利要求21所述的方法,其中在所述暴露之前所述银元素包含材料包括至少50克分子百分比的银元素。
25.根据权利要求21所述的方法,其中在所述暴露之前所述包含银元素的材料包括至少95克分子百分比银元素。
26.根据权利要求21所述的方法,其中在所述暴露之前所述包含硒元素的层包括至少90克分子百分比的硒元素。
27.根据权利要求21所述的方法,其中在所述暴露之前所述包含硒元素的层包括至少95克分子百分比的硒元素。
28.根据权利要求21所述的方法,其中所述暴露和所述去除发生在同一加工步骤中。
29.根据权利要求21所述的方法,其中所述暴露和所述去除发生在不同的加工步骤中。
30.根据权利要求21所述的方法,其中所述暴露和所述去除发生在同一加工步骤中,所述加工步骤包括至少40℃和通过氧化去除未反应的硒元素的空气。
31.根据权利要求21所述的方法,其中所述去除未反应的硒元素包括在所述暴露之后的化学蚀刻。
32.根据权利要求21所述的方法,其中所述去除未反应的硒元素包括在所述暴露之后的蒸发。
33.根据权利要求21所述的方法,其中所述暴露形成所述填充的开口的至少80%,以包含硒化银。
34.根据权利要求21所述的方法,其中所述暴露驱动所述银元素上接收的硒元素部分的至少大部分进入包含银元素的材料。
35.根据权利要求21所述的方法,其中在所述暴露之前所述填充的开口包括大于50克分子百分比银元素,所述暴露形成包含大于50克分子百分比硒化银的填充的开口的最外部分,同时所述填充的开口的最内部分保持大于50克分子百分比银元素。
36.根据权利要求21所述的方法,其中在所述暴露之前所述填充的开口包括大于90克分子百分比银元素,所述暴露形成包含大于90克分子百分比硒化银的填充的开口的最外部分,同时所述填充的开口的最内部分保持大于90克分子百分比银元素。
37.根据权利要求21所述的方法,其中所述绝缘材料具有靠近所述开口的大致平坦的最外表面,且在所述暴露之前在所述填充的开口内的包含银元素的材料具有与所述绝缘材料外表面共面的最外表面,在所述暴露之前在所述开口内的银元素包含材料具有最大第一厚度,所述暴露形成具有大于所述最大第一厚度的最大第二厚度的图案块。
38.根据权利要求21所述的方法,其中所述去除从所述衬底去除所有未反应的硒元素。
39.一种形成包含硒化银的结构的方法,包括:
形成包含第一外部和第二外部的衬底,所述第一外部包括包含银元素的图案块,所述第二外部不包含银元素;
在所述第一外部和第二外部上形成包含硒元素的层;以及
将所述衬底暴露于这样的氧化条件下,所述条件用于a)使所述第一部分上接收的硒元素与银元素反应,以形成包含硒化银的图案块,和b)从所述衬底去除所述第二外部上的层的硒元素。
40.根据权利要求39所述的方法,其中所述暴露从所述衬底去除所述第一部分上的层的一些硒元素。
41.根据权利要求39所述的方法,其中所述暴露使在所述第一部分上接收的硒元素部分的至少大部分进入所述图案块。
42.根据权利要求39所述的方法,其中所述暴露使在所述第一部分上接收的硒元素部分的至少80克分子百分比进入所述图案块。
43.根据权利要求39所述的方法,其中所述暴露包括从约40℃到约250℃的温度。
44.根据权利要求39所述的方法,其中所述氧化条件包括包含N2O、NOX、O3、F2、和Cl2的至少一个的空气。
45.根据权利要求39所述的方法,其中所述暴露从所述衬底去除所述第二外部上的层的所有硒元素。
46.根据权利要求39所述的方法,其中所述暴露从所述衬底去除所有未反应的硒元素。
47.根据权利要求39所述的方法,其中在所述暴露之前所述图案块包括至少95克分子百分比的银元素。
48.根据权利要求39所述的方法,其中在所述暴露之前所述包含硒元素的层包括至少95克分子百分比硒元素。
49.根据权利要求39所述的方法,其中在所述暴露之前形成的图案块具有最大第一厚度,所述暴露形成具有大于所述最大第一厚度的最大第二厚度的图案块。
50.根据权利要求39所述的方法,其中形成所述包含银元素的图案块包括淀积包含银元素的材料、对其进行光图案化、和在所述光图案化后对其负蚀刻。
51.根据权利要求39所述的方法,其中形成所述包含银元素的图案块包括在所述衬底上在绝缘材料内形成图案化开口,并用包含银元素的材料至少部分填充所述开口。
