背景技术
非易失性存储器是便携式产品的数量增长的部件。非易失性浮置栅极存储装置可以包括金属氧化物半导体场效应晶体管(MOSFET)的栅极。场效应晶体管的存储操作依赖于用于形成装置的有源部分的材料的电荷存储。在这些浮置栅极存储装置中,装置的有源部分的材料作为位于MOSFET栅极氧化物内的电荷存储元件。将电荷注入材料可能引起沟道隧穿,这可能改变晶体管的阈值电压。典型的写入/读出/擦除循环包括电荷从沟道注入材料进行信息写入、测量亚阈值电流-电压特性进行读出、以及从颗粒移除电荷至沟道进行擦除。非易失性存储装置的性能可能部分取决于装置的有源部分的组成。
发明内容
一方面,存储装置包括层,该层包括多个电荷俘获材料。多个电荷俘获材料具有低于50%的尺寸分散。尺寸分散可以小于30%、小于20%或者小于10%。
另一方面,存储装置包括层,该层包括多个电荷俘获材料。每一电荷俘获材料包括芯和外层,其选择来在淀积时形成层。
又一方面,存储装置包括层,该层包括多个电荷俘获材料。可以选择每一电荷俘获材料,从而相对于不具有外层的芯层降低该层内的横向电导。
再一方面,存储装置包括浮置栅极晶体管,该晶体管包括绝缘体、绝缘体之上的电荷俘获材料层、以及形成于电荷俘获材料层之上的有机上栅极层。

一些实施例中,电荷俘获材料可以包括有机电荷俘获部分。另一些实施例中,电荷俘获材料可以包括无机芯。
所述芯可以包括纳米颗粒。纳米颗粒可以包括半导体纳米晶体(或量子点,QD)。特定实施例中,装置可以包括基体材料和与基体材料分离的多个纳米颗粒相。
装置内,纳米颗粒可以在衬底上形成层,例如单层。可通过美国申请第10/400,907号所描述的方法或方法的改进形成单层,该申请于2003年3月28日提交,将其全文引用结合与此。存储装置可以包括浮置栅极场效应晶体管。所述芯可以是半导体材料,例如二元或三元半导体材料。每一纳米颗粒的外层可以电隔离各芯,限制或减少层中的横向电导。该结构可以产生具有与传统叠层栅极非易失性存储装置相当的编程/擦除特性、优异的读出/擦除循环性能、以及与薄且较低的栅极或隧道氧化物基存储装置相比长期非易失性改进的非易失性存储装置。
纳米颗粒可以密堆在层中。所述层可以具有1012至1013颗粒/平方厘米的颗粒密度。
存储装置可以是简单、低成本的装置制造,因为有机层和有源层可以在单一步骤中制备。可以调节有源层的电导,这可以改进装置的保持特性。装置的结构可实现较薄结构的使用。

具体实施方式
存储装置可以包括室温可集成的存储元件。存储元件可以用于多种电子技术平台,包括有机、III-V和甚至硅电子器件。存储元件可以是非易失性存储装置,包括具有可选择横向电导的电荷俘获材料层,例如具有可选择外层的纳米颗粒。存储元件可以使用室温方法学以形成混合有机/无机装置来制造。
存储元件可以是芯片级存储单元阵列。芯片级存储单元阵列可以通过利用纳米颗粒单层的电荷俘获性能形成。单个存储单元构造包括其中纳米颗粒构成浮置栅极的场效应晶体管结构。这种结构的例子示于图1。该装置类似于基于其它材料的其它装置,但是具有优于那些装置的许多优点。其它装置的例子例如在S.Tiwari等人的“Volatile and Non-Volatile Memories in Siliconwith Nano-Crystal Storage,”IEDM 95-521(1995)和J.De Blauwe的“Nanoparticle Nonvolatile Memory Devices”,IEEE Trans.Nanotechnology 1,72(2002)中进行了描述,将这些文献全文引用结合于此。装置中,浮置栅极可以与外部电路电绝缘,使得它可以在包括纳米颗粒的层中俘获电荷。在浮置栅极处,被俘获的电荷可以通过从顶栅极接触经由有机薄膜的注入提供。带电的浮置栅极可以调节载流子穿过半导体上的源极-漏极沟道的迁移率,这又解释为存储单元的导通/截止状态。
装置的存储保持时间依赖于纳米颗粒的电荷俘获性能以及包括纳米颗粒的层中的横向电导。例如,在传统的浮置栅极晶体管存储单元中,绝缘的金属层用作浮置栅极电极。然而,这种装置的制造在绝缘体层的缺陷位置和在接触边缘引入寄生电荷泄漏路径。随着单元小型化,这种问题呈数量级地增加,并且目前在具有金属浮置栅极的典型单元中将最小氧化物厚度限制在9-11nm。例如参见J.De Blauwe,“Nanoparticle Nonvolatile Memory Devices”,IEEE Trans.Nanotechnology 1,72(2002)。有利地,纳米颗粒浮置栅极可以得益于不良的横向电导,这可以抑制电荷泄漏,并因此可延长纳米颗粒存储器的存储保持时间。特定条件下,氧化物中的缺陷可仅影响缺陷附近的纳米颗粒,而其余的荷电纳米颗粒不受影响,保持存储。由于纳米颗粒层中电荷存储的分布性质,纳米颗粒存储器可具有优异的对应力引起泄漏电流和氧化物缺陷的免疫力。
图1示出了包括有源材料100的层101的剖面图。有源材料100包括芯102和可选包括外层106。多个相邻的有源材料100彼此横向接触且可以构成单层。由于每个有源材料包括形成在每个有源材料100上的外层106,所以相邻芯102相互电绝缘且排除了横向短路。所述层可以是存储装置例如非易失性存储器的浮置栅极、浮置栅极晶体管的元件。
芯102可以由电荷俘获材料构成,例如电荷俘获有机部分(即,可以通过电化学氧化或还原的有机部分,例如Alq3或PTCDA,可以通过电化学氧化或还原的无机部分,例如无机纳米颗粒(如半导体纳米晶体或金属纳米颗粒)或者金属络合物)。当芯102包括纳米颗粒时,纳米颗粒可以包括可插入在芯102与外层106之间的覆层。电荷俘获材料可以选择为在淀积时形成电荷俘获材料层,并选择为降低层内的横向电导。
纳米颗粒可以是金纳米颗粒、钴纳米晶体、氧化铁纳米晶体、或包括半导体材料的半导体纳米晶体,半导体材料例如是II-VI族化合物、II-V族化合物、III-VI族化合物、III-V族化合物、IV-VI族化合物、I-III-VI族化合物、II-IV-VI族化合物、或II-IV-V族化合物。半导体材料可以是ZnS、ZnSe、ZnTe、CdS、CdSe、CdTe、HgS、HgSe、HgTe、AlN、AlP、AlAs、AlSb、GaN、GaP、GaAs、GaSb、GaSe、InN、InP、InAs、InSb、TiN、TiP、TiAs、TiSb、PbS、PbSe、PbTe或它们的混合物。第二半导体材料可以是ZnO、ZnS、ZnSe、ZnTe、CdO、CdS、CdSe、CdTe、MgO、MgS、MgSe、MgTe、HgO、HgS、HgSe、HgTe、AlN、AlP、AlAs、AlSb、GaN、GaP、GaAs、GaSb、InN、InP、InAs、InSb、TiN、TiP、TiAs、TiSb、TiSb、PbS、PbSe、PbTe或者它们的混合物。
而且,可以制备包含绝缘壳层的纳米颗粒,使得可以完全去除氧化物层,且薄(2-4nm)的绝缘壳可以用作电介质。这种类型装置的例子示于图2。可以选取壳材料具有高的介电常数,例如Hf氧化物或者Zr氧化物,以进一步降低操作栅极电压和增强纳米颗粒充电时晶体管阈值的移动。用于纳米颗粒存储器写入循环的操作电压可以通过优化有机/栅极-金属接触处的电荷注入得以降低。其它实施例中,图2所示的纳米颗粒层可以被能量结构等同于纳米颗粒的能量结构的全有机层取代。该有机层可以俘获电荷并用作浮置栅极。可以构造具有在两个电极之间的有源层的不同装置。有源层与第一电极之间可以是第一电子输运层,和有源层与第二电极之间可以是第二电子输运层。电子或空穴穿过第一和第二输运层的迁移率是不同的。这种迁移率的差异可以允许有源层被选择性充电(即,通过施加第一偏压的高电压)、放电(即,通过施加与第一偏压极性相反的第二偏压的高电压)、或者读出(即,通过施加读出电压)。
图5的能带图示出了纳米颗粒由于它们的高电子亲合性是电子的深陷阱。研究通过密堆积纳米颗粒层的电导也牵涉电荷俘获成为决定纳米颗粒电导的主导,证实通过纳米颗粒存储器的纳米颗粒层的横向电导将是不良的,如长保持时间单元所需要的那样。例如,参见C.A.Leatherdale等人的“Photoconductivity in CdSe quantum dot solids”Phys.Rev.B62,2669(2000)和N.Y.Morgan等人的“Electronic Transport in Films of Colloidal CdSe NCs”Phys.Rev.B66,075339-1(2002),将每篇文献的全文引用结合与此。
存储单元阵列的芯片级制造可以通过用于生产纳米颗粒LED的旋铸(spin-casting)期间的纳米颗粒相偏析得以提高。参见美国专利申请第10/400,907号,该申请由S.Coe、W.Woo、M.G.Bawendi和V.Bulovic于2003年3月28日提交,“Electroluminescence from Single Monolayers ofNanoparticles in Molecular Organic Devices”,接收发表在Nature(2002),将每篇文献的全文引用结合于此。旋铸溶液可以是纳米颗粒和溶解的分子有机材料的混合物。旋铸时,可以形成包括邻近有机薄膜的纳米颗粒单层的双层。这个相偏析过程可由两种组分的物理尺寸和化学特性支配;溶液中的有机分子可以小(~1nm)且具有芳香特性,而纳米颗粒相比可以大(>3nm)并呈现主要包括烷烃链的表面。通常,相偏析可以源自具有全异的化学功能性的任意成对材料之间的相互作用。为了一致的纳米颗粒存储器性能和制造均匀性,可以优化有机/纳米颗粒溶液中的纳米颗粒浓度以形成完全的单纳米颗粒单层。对于包括最少要求的装置,一种方法是开发1012cm-2的俘获电荷密度,假定每个纳米颗粒一个电荷,这转化为尺寸小于6nm的纳米颗粒的密堆积阵列。这种阵列的例子示于图4。对于尺寸小至3nm的纳米颗粒已经实现了密堆积,可以形成能够具有适于构成存储装置的俘获电荷密度的层。
尽管浮置栅极存储单元可以直接应用于栅控硅沟道,现今Si基存储器的杰出的性能使得能以预见纳米颗粒存储器带来的对改进的需求。纳米颗粒存储器可以用于在诸如InP的II-V衬底上集成存储单元元件。InP电子器件尽管由于高的载流子迁移率固有地比硅快,但是由于缺少自然氧化物层,发展可能受阻。而且,缺少互补MOS技术妨碍了低功耗存储器的发展。纳米颗粒浮置栅极不需要自然氧化物,因此会与InP工艺兼容。此外,等效于互补MOS,存储器功能是非耗散的,因此使InP存储器的发展成为可能。电气InP/纳米颗粒元件与光学InP部件集成在单芯片上是发展芯片上光电集成电路的启动步骤。
纳米颗粒存储器可以集成到包括有源有机晶体管材料的柔性电子结构中。有机电路目前不具有稳定的存储元件,如果开发出来,这会有利于诸如存储器后的显示像素(memory behind display pixel)和喷墨可印刷存储器的技术。有利地,这些装置可以在接近室温的温度下制备,这可允许制备出无机/有机混合结构。此外,用于淀积材料的旋涂工艺可以便于在任何平坦的衬底上加工。另一优点是纳米颗粒结构可具有与纳米颗粒结构一体的氧化物层,且通过简单可控的合成工序可以将其厚度从单个单层调整到任意特定的厚度。
如图2所示,有源层或浮置栅极可以形成在绝缘体之上,绝缘体形成在晶体管的栅极区上方,例如是氧化物或隧道氧化物。该绝缘体形成在包括栅极区上方的衬底表面之上。上栅极,例如可以是有机膜的膜,它和栅极电极膜形成在有源层之上。在这些膜形成彼此之上后,包括栅极区上方,位于源极/漏极区之间,可以利用传统的构图和蚀刻技术来定义栅极区和形成栅极电极结构。按照上述过程可以在衬底上同时形成多个这种结构。浮置栅极可以包括电荷俘获材料的单一颗粒尺寸分布、或电荷俘获材料的单一成分、或者多个颗粒尺寸分布或具有电子不可区分带隙的电荷俘获材料的成分,以形成二进制装置。其它实施例中,浮置栅极可以包括多个颗粒尺寸分布或者具有电子可区分带隙的电荷俘获材料的成分,以形成更高等级的装置,或多级逻辑装置。半导体纳米晶体的带隙的可调节性质使得在构建此类装置时可按需选取这些材料。
栅极结构包括栅极宽度,这可以小于0.2微米。例如,宽度可以是0.18微米至1.2微米。绝缘体的厚度和上栅极膜的厚度可以结合有源层的成分选取。选择所述厚度使总的或有效的厚度可以在3-12纳米、或4-8纳米的范围内。厚度可以是3-12纳米,或3-6纳米。可选择上栅极膜的厚度使上栅极的总的或有效厚度在6-15纳米范围内,例如在10-15纳米范围内。适于用作栅极电极的各种传统膜可被采用且可形成为各种合适的厚度。晶体管栅极结构可以形成在沟道区上方且位于源极/漏极区之间。特定实施例中,隧道膜和上栅极的每一个可以由其它介电材料形成。存储装置例如在美国专利第6,586,785号进行了说明,将其全文引用结合于此。
纳米颗粒的外表面包括从生长过程期间使用的配位溶剂衍生的有机层。此表面可以通过暴露(例如重复暴露)于过量的竞争配位基团而被改性。例如,包覆的纳米颗粒的分散可以使用配位有机化合物处理,例如嘧啶,以产生易分散于嘧啶、甲醇和芳香溶剂而不再分散于脂肪溶剂中的微晶。利用能够与纳米颗粒的外表面配位或成键的任何化合物,例如包括膦、硫醇、胺和磷酸盐,可以进行这种表面交换过程。纳米颗粒可以暴露于短链聚合物,短链聚合物表现出对表面的亲合力且终止在对于悬浮或分散煤质具有亲合力的部分。这种亲合力改进了悬浮的稳定性并阻碍纳米颗粒的絮凝。
周围配位体壳的化学性能可使纳米颗粒可溶于基体材料中或与之反应。基体材料可以是无机材料或有机材料。周围配位体壳具有露出的配位体部分。当露出的配位体部分与基体材料化学相似时,纳米颗粒可溶于基体中。当露出的配位体部分与基体材料化学不相似时,纳米颗粒不能溶于基体中。配位体部分可具有通式:
其中k是2、3或5,和n是1、2、3、4或5,使得k-n不小于零;X是O、S、S=O、SO2、Se、Se=O、N、N=O、P、P=O、As或As=O;Y和L每个独立地是芳基,异芳基,或可选包含至少一个双键、至少一个三键或至少一个双键和一个三键的直链或分链C2-12碳氢链,所述碳氢链可选由一个和多个C1-4烷基、C2-4烯基、C2-4炔基、C1-4烷氧基、羟基、卤基、氨基、硝基、腈基、C3-5环烷基、3-5原子数的杂环烷基、芳基、异芳基、C1-4烷基含氧羰基、C1-4烷基羰基或甲酸基取代,且所述碳氢链可选地被-O-、-S-、-N(Ra)-、-N(Ra)-C(O)-O-、-O-C(O)-N(Ra)-、-N(Ra)-C(O)-N(Rb)-、-O-C(O)-O-、-P(Ra)-或-P(O)(Ra)-中断;以及Ra、Rb均独立地是氢、烷基、烯基、炔基、烷氧基、氢氧烷基、氢氧基或卤烷基。
芳基基团是取代的或未取代的环芳香基团。例子包括苯基、苯甲基、萘基、甲苯基、蒽基、硝基苯基或卤苯基。异芳基基团是在环中具有一个以上的杂环原子的芳基基团,例如呋喃基、吡啶基、吡咯基或菲基。
合适的配位配合体可以购买到,或者可以通过普通的合成有机技术制备,例如,在J.March,
Advanced Organic Chemistry中进行了说明,将其全文引用结合于此。
当露出的配位体部分和基体材料化学相异时,可以产生相偏析的材料。具有带露出的配位体部分的配位体壳的纳米颗粒和化学相异的基体材料可以溶解在互溶剂中以产生成膜溶液。该溶液可以淀积在衬底上,例如通过滴涂、浸涂或者旋涂,以形成膜。干燥时,所述膜包含基体材料层和纳米颗粒层。任一层可以是不连续的,取决于成膜溶液中纳米颗粒或基体材料的浓度。例如,如果纳米颗粒形成不连续的层,那么纳米颗粒形成接触连续的基体材料层的更高浓度的纳米颗粒岛。采用此种方式,在单个成膜淀积步骤中形成多层。
材料相偏析可用于创建旋铸薄膜双层结构。选择两种成分(基体和电荷俘获材料)的化学特性从而引起分层的相偏析。例如,由N,N’-联苯-N,N’-二(3-甲基苯基)-1,1’-联苯-4,4’-二胺(TPD)底层构成的双层结构被单层的自组装胶状半导体纳米颗粒层所覆盖。TPD存在于大部分芳香基团中,而纳米颗粒具有露出主要由烷基链(三辛膦/三辛膦氧化物)构成的表面的配位体壳。在典型约1nm或以下的分子基体和典型大于3nm的胶状纳米颗粒之间也可以存在大的尺寸差异。而本实施例采用芳香/脂肪化学对,可以使用任何成对的部分或功能团,从而将出现相分离。例如,显示出高极性表面(如OH基)的纳米颗粒在其它分子大部分是非极性的情况下在旋涂期间可以在分层膜中相分离。双层结构可用于制备有效的发光器件(LED)。
纳米颗粒和基体材料在溶剂中的溶解度可以在10mg/ml量级,以允许大范围的可能溶液混合物和膜厚度。此外,可以选择基体材料以使纳米颗粒的相偏析最佳。
制备单分散半导体纳米颗粒的方法包括注入到热的配位溶剂中的有机金属反应物、例如二甲基镉的高温分解。这允许离散的成核并导致纳米颗粒的宏观数量的受控生长。在例如美国专利6,322,901中说明了纳米颗粒的制备和处理,将其全文引用结合于此。制备纳米颗粒的方法是胶状生长过程。通过将M供体和X供体迅速注入热的配位溶剂中发生胶状生长。注入产生可以受控方式生长的核以形成纳米颗粒。可以缓和加热反应混合物以生长和退火纳米颗粒。样品中纳米颗粒的平均尺寸和尺寸分布均依赖于生长温度。需要用于维持稳定生长的生长温度随着平均晶粒尺寸的增加而增加。纳米颗粒是纳米颗粒群体的成员。由于离散成核和受控生长,所得到的纳米颗粒群体具有窄的单分散的直径分布。直径的单分散分布也可称之为尺寸。受控生长和成核后配位溶剂中纳米颗粒退火的过程也可引起均匀的表面衍生和规则的芯结构。随尺寸分布变陡,可以提高温度以维持稳定生长,或者控制尺寸,或者两种方式都采用。通过增加更多的M供体或X供体,可以缩短生长周期,或者控制尺寸。
M供体可以是无机化合物、有机金属化合物或者元素金属。M是镉、锌、镁、汞、铝、镓、铟或铊。X供体是能够与M供体反应以形成通式为MX的材料的化合物。通常,X供体是硫族化物供体或磷族化物供体,例如硫族化膦、二(甲硅烷基)硫族化物、二氧、铵盐或三(甲硅烷基)磷族化物。合适的X供体包括二氧,二(三甲基甲硅烷基)硒化物((TMS)2Se),三烷基膦硒化物,例如(三-n-辛基膦)硒化物(TOPSe)或者(三-n-丁基膦)硒化物(TBPSe),三烷基膦碲化物,例如(三-n-辛基膦)碲化物(TOPTe)或者六丙烷基磷三氨基碲化物(HPPTTe),二(三甲基甲硅烷基)碲化物((TMS)2Te),二(三甲基甲硅烷基)硫化物((TMS)2S),三烷基膦硫化物,例如(三-n-辛基膦)硫化物(TOPS),胺盐,例如卤化铵(如NH4Cl),三(三甲基甲硅烷基)磷化物((TMS)3P),三(三甲基甲硅烷基)砷化物((TMS)3As),或者三(三甲基甲硅烷基)锑化物((TMS)3Sb)。特定实施例中,M供体和X供体可以是相同分子内的部分。
配位溶剂可有助于控制纳米颗粒的生长。配位溶剂是具有供体孤对的化合物,供体孤对例如具有可用于配位生长纳米颗粒表面的孤电子对。溶剂配位可稳定化生长纳米颗粒。典型的配位溶剂包括烷基膦、烷基膦氧化物、烷基磷酸或烷基膦酸,然而,其它配位溶剂,例如嘧啶、呋喃和胺也可适用于纳米颗粒产生。合适的配位溶剂例子包括嘧啶、三-n-辛基膦(TOP)、三-n-辛基膦氧化物(TOPO)和三-氢氧基丙烷基膦(tHPP)。可以使用技术等级TOPO。
反应生长阶段期间的尺寸分布可以通过监控颗粒的吸收线宽加以估计。响应颗粒吸收光谱的变化改变反应温度允许在生长期间维持陡的颗粒尺寸分布。可以在晶体生长期间将反应物添加到成核溶液以生长较大晶体,控制尺寸分布和控制形状。通过停止生长在特定的纳米颗粒平均直径和选择半导体材料的合适成分,可以在300nm至5微米的波长范围内连续调节纳米颗粒的发射光谱,或者对于CdSe和CdTe而言该波长范围为400nm至800nm。纳米颗粒具有小于150的直径。纳米颗粒群体的平均直径在15至125的范围内。例如,在美国专利第6,207,229号和美国专利第6,576,291号以及于2003年8月26日提交的美国申请第60/497,706号中介绍了半导体纳米颗粒的合成,将上述文献的全文引用结合于此。
纳米颗粒可以是具有窄尺寸分布的纳米颗粒群体的成员。纳米颗粒可以呈球形、棒形、圆盘形或其它形状。纳米颗粒可以包括半导体材料的芯。纳米颗粒可以包括通式为MX的芯,其中M是镉、锌、镁、汞、铝、镓、铟、铊或它们的混合物,以及X是氧、硫、硒、碲、氮、磷、砷、锑或它们的混合物。
芯可以具有在芯表面上的覆层。覆层可以是成分不同于芯的成分的半导体材料。纳米颗粒表面上的半导体材料覆层可以包括II-VI族化合物、II-V族化合物、III-VI族化合物、III-V族化合物、IV-VI族化合物、I-III-VI族化合物、II-IV-VI族化合物、和II-IV-V族化合物,例如,ZnO、ZnS、ZnSe、ZnTe、CdO、CdS、CdSe、CdTe、HgO、HgS、HgSe、HgTe、AlN、AlP、AlAs、AlSb、GaN、GaP、GaAs、GaSb、GaSe、InN、InP、InAs、InSb、TiN、TiP、TiAs、TiSb、PbO、PbS、PbSe、PbTe或它们的混合物。例如,ZnO、ZnS、ZnSe或CdS覆层可生长在CdSe或CdTe纳米颗粒上。例如,在美国专利6,322,901中介绍了覆层工艺。通过调整覆层期间反应混合物的温度和监控芯的吸收光谱,可以得到具有高发射量效率和窄尺寸分布的覆层材料。
如美国专利6,322,901中描述的,对于纳米颗粒的不良溶剂,例如甲醇/丁醇,通过尺寸选择沉淀,可进一步改进颗粒尺寸分布。例如,纳米颗粒可以分散在己烷中10%丁醇的溶液中。甲醇可逐滴加入此搅拌溶液中直到乳白色持续。浮面液和絮凝通过离心的分离产生在样品中富有最大微晶的沉淀物。这个过程可反复,直至没有观察到光学吸收光谱的进一步变陡。尺寸选择沉淀可以在多种溶剂/非溶剂对中进行,包括嘧啶/己烷和氯仿/甲醇。尺寸经选择的纳米颗粒可以具有相对平均直径不超过15%rms的偏差,优选10%rms偏差或更小,更优选5%rms偏差或更小。当电荷俘获材料包括分子类时,材料定义成单分散。
纳米颗粒的外表面可以包括从生长工艺期间使用的配位溶剂衍生的化合物的层。通过重复暴露于过量的竞争络合基团以形成覆层,可以改性表面。例如,可以用例如嘧啶的配位有机化合物处理加帽的纳米颗粒的分散,以产生易于分散在嘧啶、甲醇和芳香溶剂中而不再分散在脂肪溶剂中的微晶。可以使用任何能够与纳米颗粒的外表面配位或成键的化合物进行这种表面交换过程,包括例如膦、硫醇、胺和磷酸盐。纳米颗粒可以暴露于短链聚合物,该短链聚合物表现出对表面的亲合力和终止在对悬浮或分散介质具有亲合力的部分。这种亲合力改进了悬浮稳定性并阻碍纳米颗粒的絮凝。
通过将前述粉末半导体纳米颗粒再分散在溶剂系统中和从分散落铸(drop casting)纳米颗粒的膜,可以形成包括纳米颗粒的层。用于落铸的溶剂系统依赖于纳米颗粒外表面的化学特性,即,纳米颗粒是否易于分散于溶剂系统中。落铸膜在真空干燥之前在惰性气氛中干燥约12至24小时。典型地,膜形成在衬底上。
透射电子显微镜(TEM)可提供关于纳米颗粒群体的尺寸、形状和分布的信息。粉末x射线衍射(XRD)图案可提供有关纳米颗粒的晶体结构类型和质量的最完全信息。由于颗粒直径经由X射线相干长度与峰宽成相反关系,所以也可估计尺寸。例如,通过透射电子显微镜可直接测量纳米颗粒的直径,或例如使用斯可勒(Scherrer)方程从X射线衍射数据估计得出。也可从UV/Vis吸收光谱估计出。
可通过材料淀积法限制用于纳米颗粒的有机宿主的选取。层可通过朗缪尔-布拉吉特(Langmuir-Blodgett)方法(参见,Dabbousi等人,Chemistry ofMaterials,1994,6,全文引用结合与此)、蒸发法、浸涂或旋涂形成。CdSe纳米颗粒典型通过旋铸(spin casting)从溶液布置到薄膜中。尽管旋铸可用于分子有机体且典型用于高分子有机体,但是它将可利用的有机基体材料限制在可高度溶解于例如甲苯、己烷和氯仿的溶剂中的那些材料,所述溶剂是用于TOPO包覆纳米颗粒胶体的优选溶剂。为了具有大范围的可能溶液混合物和膜厚,需要具有10mg/ml范围内的有机溶解度。这是TPD在氯仿中的情形。TPD具有增加的优势,它是蓝色发光材料,通过掺入不同尺寸的纳米颗粒到这种有机基体中可促进取得整个可见光谱。
在形成双层的一个例子中,TPD和纳米颗粒可分散于合适的溶剂(本例中是氯仿)中;混合的溶液旋铸在预清洁的ITO衬底上。在氯仿挥发时,覆盖纳米颗粒表面的烷基基团和TPD的苯基/苯甲基基团引起两种材料相偏析,并造成TPD/纳米颗粒双层结构的形成。旋铸在受控(无氧和无水分)的环境下进行,以便得到可高度复制的异质结构。金属电极层之前的分子有机体的适当层接着通过热蒸发淀积。自组装纳米颗粒单层可位于多层有源有机电致发光器件的复合区。将纳米颗粒局限在器件有源区使得纳米颗粒材料的利用率最佳。
过程非常一般。例如,利用带TOPO包覆配位体和油酸包覆配位体的CdSe、CdSe(ZnS)和PbSe纳米颗粒,受控相分离已经成功。受控相分离结构的基体可以是有机分子,例如N,N’-二-[(1-萘基)-N,N’-联苯]-1,1’-联苯)-4,4’-二胺(NPD)和TPD,以及TPD的聚合类型。使用不同的溶剂,包括氯仿和氯苯,受控相分离已经成功。改变纳米颗粒的尺寸,例如从3nm至9nm,持续导致有效相分离。就控制过程而言,较低蒸气压溶剂,在旋涂期间蒸发时间较长,增加在纳米颗粒的单层膜上建立的有序程度。例如,纳米颗粒可以是六角堆积,例如实现大于1011/平方厘米的堆积密度,例如1012/平方厘米。而且,纳米颗粒非常窄的尺寸分布增加了观测到的纳米颗粒层中的六角有序度。
单纳米颗粒单层片,尺寸以平方厘米表示,可用于电气有源器件中,减少用于有源器件区的纳米颗粒材料。支配有机/纳米颗粒旋铸薄膜双层的形成的材料相偏析是一般和广泛采用的制备工艺。该工艺由两种溶剂化组分的物理尺寸和化学特性支配;TPD分子小(~1nm)且具有芳香特性,而纳米颗粒相对大(>3nm)并呈现主要由烷基链组成的表面。通常,相偏析不限于芳香/脂肪对,而是支配具有全异化学功能性的任何材料对之间的相互作用。

Claims (44)
1.一种包括层的存储装置,所述层包括多个电荷俘获材料,所述多个电荷俘获材料具有小于50%的尺寸分散。
2.一种包括层的存储装置,所述层包括多个电荷俘获材料,其中每一所述电荷俘获材料包括芯和外层,其选择来在淀积时形成所述层。
3.一种包括层的存储装置,所述层包括多个电荷俘获材料,每一所述电荷俘获材料选择以相对于不具有外层的芯层降低所述层内的横向电导。
4.一种包括浮置栅极晶体管的存储装置,所述晶体管包括绝缘体、所述绝缘体之上的电荷俘获材料层、以及形成在所述电荷俘获材料层之上的有机上栅极层。
5.一种包括层的存储装置,所述层包括电荷俘获材料的超过一种成分或尺寸分布。
6.权利要求1-5中任一项所述的装置,其中所述电荷俘获材料包括有机电荷俘获部分。

18.一种存储装置的制备方法,包括:
在多个芯上形成外层,选择所述外层以在淀积时形成层,或者以相对于不具有外层的纳米颗粒层降低多个纳米颗粒层内的横向电导;以及
在表面上淀积多个芯,以形成存储装置的有源层。
19.权利要求17或18所述的方法,进一步包括使M源和X供体化合以形成多个芯。
20.权利要求17-19中任一项所述的方法,其中电荷俘获材料包括有机电荷俘获部分。
21.权利要求17-19中任一项所述的方法,其中电荷俘获材料包括无机芯。
