Abstract
Aufgabe war es, möglichst aufwandgering eine universell anwendbare eindeutige Vermessung der Objektstruktur mit hoher Leistungsfähigkeit dreidimensionaler Bildgebung zu ermöglichen, bei welcher verfahrensbedingte Mehrdeutigkeiten (Scheinstrukturen) im Messsignal erkannt sowie bei der Signalauswertung vollständig eliminiert werden können, so dass Fehlauswertungen vermieden werden. Erfindungsgemäß wird das zu untersuchende Objekt (8) einer XUV-Strahlung (3) ausgesetzt und das vom Objekt (8) reflektierte bzw. rückgestreute Licht (11a, 11b, 11c, 11d) der Strahlung (3) mit einem Detektor (6) erfasst und spektral ausgewertet, wobei in einem Abstand zur Oberfläche (9) des Objektes (8) ein für die Strahlung (3) teildurchlässiges Element, insbesondere eine Folie (10), angeordnet ist zur Generierung eines reflektierten Referenz-Strahls (12), welcher nach Überlagerung mit dem von der Objektstruktur beeinflussten Licht (11a, 11b, 11c, 11d) gemeinsam mit diesem dem Detektor (6) zur Strukturbestimmung unter eindeutiger Erkennung von Scheinstrukturen im detektierten Auswertesignal zugeführt wird.The task was to enable as far as possible a universally applicable unambiguous measurement of the object structure with high efficiency of three-dimensional imaging, in which process-related ambiguities (dummy structures) can be detected in the measurement signal and completely eliminated in the signal evaluation, so that false evaluations are avoided. Die Erfindung betrifft ein Verfahren und eine Vorrichtung zur Bestimmung der ein- oder mehrdimensionalen Struktur von Objekten mittels energiereicher Strahlung kurzer Wellenlänge, insbesondere EUV und XUV bzw. weicher Röntgenstrahlung. Nach
OCT im nahen infraroten Spektralbereich (NIR) ist ein etabliertes Verfahren zur zerstörungsfreien dreidimensionalen Bildgebung von meist biologischen oder medizinisch relevanten Proben. Die Auflösung liegt dabei im Bereich einiger Mikrometer bei einer maximalen Eindringtiefe von wenigen Millimetern. Die Abbildung in axialer Richtung (Ausbreitungsrichtung der verwendeten Lichtquelle) wird unabhängig von der numerischen Apertur der abbildenden Optik durch das Ausnutzen der kurzen Kohärenzlänge einer breitbandigen Strahlungsquelle erreicht. Technisch werden OCT Apparate durch einen interferometrischen Aufbau realisiert. Im besagten XCT-Verfahren werden deshalb speziell toroidal geformte Spiegeloberflächen zur Fokussierung verwendet. Mit einer Synchrotron-Undulatorquelle konnten damit laterale Strukturen bis etwa 100 Mikrometern aufgelöst werden. Dies liegt bis zu vier Größenordnungen oberhalb der in axialer Richtung auflösbaren Strukturgröße des Verfahrens, so dass für eine dreidimensionale Abbildung mit vergleichbarer Auflösung in allen Dimensionen eine Verbesserung der lateralen Auflösung von XCT unbedingt nötig ist.The resolution in the lateral direction of the known XCT method is limited by the size of the focal point of the XUV radiation. Mit einem solchen teildurchlässigen Element (Folie), wird die XUV- oder weiche Röntgenstrahlung in einen dieses teildurchlässige Element (Folie) transmittierenden und das Objekt durchdringenden Mess-Strahl sowie in einen von dem teildurchlässigen Element (Folie) reflektierten Referenz-Strahl gesplittet, welcher mit dem vom Objekt reflektierten bzw. rückgestreuten Mess-Strahl zum Zweck der gemeinsamen spektralen Auswertung überlagert wird.
