Description

The invention relates to a device for generating dense plasmas in vacuum processes using hollow cathode discharge for plasma activation of reactive or non-reactive coating tion processes, in particular for coating strip-shaped substrates, such as. B. with alumi Nium oxide vapor-coated plastic films that are used as packaging material. The The device can also be used in an analogous manner for plasma etching processes.

It is well known that the use of plasma activated and ionized mate vials when coating substrates from the vapor phase a clear ver improvement of many layer properties. The adhesive strength on the substrate is improved, the layers grow with greater material density and the structure of the growing layer goes from a stalky structure to increasingly finer to to stem-free and dense structures. This allows improved optical, mechani electrical and electrical properties can be achieved. The reactive process management with determ Materials are improved or even made possible by plasma activation. The high rate deposition process is typically with a high particle density Vapor connected so that the use of a plasma with a high charge ger density is advantageous.

Der Verdampfertiegel wird dabei von der Hohlkatodenentladung, im wesentli chen vom niederenergetischen Elektronenstrahl, aufgeheizt (US 3,562,141).It is known that in the low pressure range between 10 -2 Pa-1 Pa very dense plasmas can be generated with a hollow cathode discharge. The electrons of the hollow cathode discharge plasma are divided into thermal electrons and electrons with higher energy, the so-called beam electrons, which form the low-energy electron beam. An evaporator crucible and the substrate to be coated are arranged above the evaporator gel in a vacuum chamber. A hollow cathode is arranged on a side wall of the vacuum chamber. The evaporator crucible serves as an anode and is connected to the hollow cathode via a power supply. Magnetic devices arranged on the hollow cathode and the evaporator crucible generate a magnetic guiding field between the two electrodes. The evaporator crucible is heated by the hollow cathode discharge, essentially by the low-energy electron beam (US 3,562,141).

It is also known that with otherwise the same structure for the reactive evaporation of Materials additionally a gas inlet for the reactive gas is arranged in the vacuum chamber  (Rother / Vetter; plasma coating process and hard material layers; German publisher for Basic industry, Leipzig; 1992). The molten metal crucible content increases the anode function is also true by being switched as an anode.

A major disadvantage of this method is that the evaporation process required vaporization energy from the hollow cathode discharge. The evaporator and the plasma activation are both bound to the hollow cathode discharge and intertwined. Therefore, evaporation and plasma activation can only occur in low levels can be set independently of each other.

If electrically non-conductive materials are evaporated, the crucible surface is considered to be on ode not available in principle, d. H. an additional electrode, which acts as an anode, must be provided in the facility. This is usually opposite the hollow cathode arranged horizontally so that the evaporator crucible is located between the two electrodes. The disadvantage of this is that the materials condense on the anode and electrically cover non-conductive layers. This interferes with the functioning of the anode, and there are instabilities in the plasma activation that affect the quality of the on the Substrate to be deposited layer deteriorated.

To eliminate these disadvantages, it is known to raise the anode to such high temperatures heat that a constant re-evaporation of the precipitating on the anode Particle takes place (DE 42 35 199). The plasma discharge path, i.e. H. the area between the two electrodes, is an integral part of a high-rate evaporation device tung. With passive heating, the anode made of high-melting material is replaced by the heat me of the anode drop and the energy of the impinging electrons, especially the higher ones energetic beam electrons, heated so high that re-evaporation of the con densifying, electrically non-conductive oxide takes place.

A disadvantage of this device is that the extremely high Ver vaporization temperatures of oxides and the large spatial separation of hollow cathode and anode only a limited area of the anode, usually a spot of one square centimeters of area, kept clean and therefore electrically conductive can be covered while the remaining surface of the anode is covered with condensed layers is. Since the discharge arc of the hollow cathode discharge inevitably affects this spot  concentrated, there is a constriction of the hollow cathode arc, which leads to a strongly localized based, spatially uneven plasma activation leads.

It is known to use a low-voltage arc source for plasma activation for reactive coating use of substrates with electrically insulating layers (DE 44 25 221 C1). For this purpose, an annular anode is arranged in front of a hollow cathode, with the inside through the anode is a multiple of the hollow cathode diameter. To the ring-shaped Protect the anode from direct coating with electrically insulating layers the hollow cathode and the ring-shaped anode are arranged in one housing. In addition, in this housing an inert gas supply arranged, which is a slight in the housing Generated overpressure in relation to the vacuum chamber. This will prevent ver vaporized material, which could be isolated layers on the annular anode siert, prevented or at least greatly reduced. A necessary feature of this arrangement is that at least to ignite the low-voltage arc discharge an additional full area Anode, in this case the bare metal target next to the ring-shaped anode, in which Discharge circuit is introduced. Furthermore, this facility requires another aperture, which is also electrically connected, to improve the Zündver keep ordering.

The main disadvantage is that the hollow cathode discharge with the annular Anode cannot be ignited alone. This leads to many equipment measures - such as housing, aperture and inert gas supply - and electrical measures - such as Zu set anode circuit and aperture circuitry - are necessary to a stable process to be able to operate. Another disadvantage is that it is also brought into the housing Inert gas to generate an overpressure. This leads to an increase in the process vacuum overprinting and thus complicates the deposition of densely structured layers, d. H. the he High pressure leads to the increased incorporation of voids in the layer and to training stiff layer structures. In addition, he loses with the hollow cathode discharge generated low-energy electron beam already in the pressurized Enclosure due to the strong scatter on the inert gas particles of energy. Furthermore are the required electrical wiring of the evaporator crucible and the aperture as too additional ignition electrodes complicated.

The invention has for its object a device for generating dense plasmas in vacuum processes, especially for plasma activation in the reactive and non-reactive  active vacuum coating. This facility is said to be suitable for usual lay for vacuum coating, which consist of an evaporator, over which a substrate is moved, and a hollow cathode, the low-energy electron beam between the evaporator and the substrate is shot to generate a dense plasma. In particular, this should also be used to deposit electrically insulating layers, stable operation should be possible over a long period of time. The additional equipment Effort should be low and there should be no additional auxiliary devices for ignition the hollow cathode discharge may be required.

According to the invention the object is achieved according to the features of claim 1. Further refinements are described in claims 2 to 10.

The device according to the invention has the advantage that by means of a simple apparatus Building dense plasmas for plasma activation, e.g. B. in coating processes can be. This will u. a. due to a special geometric design of an anode, which is located in the immediate vicinity of a hollow cathode and that of the hollow cathode surrounds the discharge generated low-energy electron beam, and a Ma magnetic device for generating a magnetic field, the magnetic guiding field, reached.

Decisive for the Plas taking place outside the hollow cathode-anode arrangement Ma activation is only the low energy passing through the anode Electron beam. The magnetic guide arranged between the hollow cathode and anode field with a field line direction oriented parallel to the hollow cathode-anode central axis device serves to guide the exiting from the hollow cathode during the hollow cathode discharge low-energy electron beam. This low-energy electron beam is from the magnetic guide field first through the opening of the anode and then continue into the steam flow, where its ionizing effect in this area of steam and gas particles generate a dense plasma.

- notwendig. Besonders vorteilhaft ist ein kreisringförmiger Anodenquerschnitt.Due to the design and arrangement of the low-energy electron beam giving anode and the magnetic guiding field a certain portion of the the beam electrons emerging from the hollow cathode are directed directly onto the anode. A warm iso gated suspension of the anode and its geometry ensure that no essential Chen temperature gradients in the anode. The temperature of the anode can be  by changing the magnetic guide field in certain areas. As a result and due to the increased anode case, the anode can be heated up to the extent that that electrically insulating material that would otherwise condense on the anode continues be evaporated completely and completely. The electrical conductivity of the anode remains stand, and stable operation of the hollow cathode discharge can be maintained. Thus, no additional equipment measures for process stabilization - such. B. Gas purging of the anode, housings, screens, etc. - necessary. It is particularly advantageous a circular anode cross section.

Another advantage is the high level of ignition security. By adjusting the strength of the magnet At the beginning of the process, a large proportion of the beam electrons are applied to the anode guided and thus enables easy ignition of the hollow cathode discharge.

The operating voltage of the hollow cathode discharge is exclusively at the anode and Hollow cathode. When operating the discharge process, no further electrical Potentials, e.g. B. for additional ignition electrodes.

Surprisingly, the record with the device according to the invention vaporized layers through improved adhesive strength. That is with the energy of the Beam electrons explainable, which must be much higher than the energy of the comparison baren facilities generated beam electrons.

Another advantage is the simple structure of the device, which is also an afterthought Chen installation in known coating systems. This hollow cathode anode Arrangement is only from one side to the evaporation zone between the evaporator crucible and Add substrate to the evaporation process with additional plasma activation to support. This is especially the case with the subsequent addition of vaporization directions with a plasma source of importance.

An advantageous embodiment is the arrangement of a magnetic device for generation of an alternating magnetic field, which after passing through the low-energy rule electron beam through the anode is effective. This makes the low-energy Electron beam deflected transverse to its direction of propagation, resulting in the fä cher-shaped expansion of the plasma, so that a larger substrate area be homogeneous is layered. The prerequisite for this is that the alternating magnetic field is sufficient  has a high frequency so that the low-energy electron beam covers it in terms of area can evenly ionize the enlarged area of the steam flow.

For large substrate widths, it is advantageous to use several hollow cathode-anode arrangements to be arranged side by side and perpendicular to the direction of substrate movement, their low-energy electron beams are also released by an alternating magnetic field can be fanned. This allows the number of hollow cathode anode arrangements that are necessary for a certain substrate width with a homogeneous coating are reduce.

It is particularly advantageous to use electron beam vapor deposition systems with a magnetic trap equip device according to the invention. The magnetic trap known per se consists of a magnet system with a pole piece on each side of the evaporator crucible. The horizontal magnetic field generated by the magnetic trap between the evaporator crucible and Substrate is used to reduce the thermal stress on the substrate by the Evaporated backscattered electrons are kept away from the substrate. The one Direction with hollow cathode, anode and magnetic device for the magnetic guiding field is arranged so that the magnetic trap field is the field of the magnetic trap connects. This makes it possible to use the low-energy hollow cathode electron beam continue to discharge and thus enlarge the area of plasma activation.

It is also possible to use an additional magnetic device in such a system waive because the required magnetic guide field in this case from the magnetic trap is produced.

The hollow cathode 6 and the anode 7 are connected to a power supply 8 . A magnetic device 10 um, which generates a magnetic guide field 9 , outputs the hollow cathode 6 . The magnetic field strength is 1 kA / m. At this field strength, beam electrons 11 of a low-energy electron beam 12 , which is generated by a hollow cathode discharge, are accelerated to the anode 7 . The majority of the beam electrons 11 of the low-energy electron beam 12 are guided from the magnetic guide field 9 through the anode 7 into the vapor stream 13 . The beam electrons 1 1 of the low-energy electron beam 12 ionize by shock processes the gas and vapor particles 14 and thus generate a dense plasma in an area 15. These impact processes reduce the energy of the beam electrons 11 so that they lose their preferred direction of movement.

These now thermal (braked) electrons 16 move to the anode 7 and lead to their heating, together with the beam electrons 11 , which are accelerated immediately after the hollow cathode 6 to the anode 7 . The anode 7 is heated up to the extent that the oxide condensing on the anode 7 evaporates continuously.

FIG. 2 shows a vapor deposition device according to FIG. 1 with a known magnetic trap 17 . On both sides of the evaporator crucible 2 pole pieces 18 of the magnet case 17 angeord net. The hollow cathode 6 , the anode 7 and the magnetic device 10 generating the magnetic guide field 9 are arranged such that the magnetic field 19 of the magnetic trap 17 connects to the magnetic guide field 9 . After the anode 7 , another magnet device 20 is arranged in the direction of the evaporating crucible 2 . During operation of the Be damping device is generated by the magnetic device 20, an alternating magnetic field 21 with a field intensity of 1 kA / m and a frequency of 200 Hz, with which the niede renergetische electron beam 12 is transversely deflected to its direction of propagation, of a larger area To ionize steam flow.
