Ätzung eines vorgegebenen Abschnittes des Zwischenschicht-Isolierfilms un­ ter Bildung eines Kontaktfensters (Kontaktloches);
Abscheidung einer TiN-Schicht auf der gesamten, resultierenden Struktur;
Abscheidung einer dünnen TiN-Schicht auf der Ti-Schicht in einem chemi­ schen Dampfabscheidungsverfahren;
Behandlung der TiN-Schicht mit einem Plasma, um der TiN-Schicht einen niedrigen Widerstand zu verleihen;
Wiederholung der genannten Stufen der Abscheidung einer dünnen TiN- Schicht und der Behandlung der TiN-Schicht ausreichend oft, um das Kontakt­ fenster (Kontaktloch) auszufüllen;
Ätzung der TiN-Schicht unter Bildung eines Kontaktstöpsels aus TiN, der nur das Kontaktfenster (Kontaktloch) ausfüllt; und

  • - Behandlung der TiN-Schicht mit einem Plasma, um der TiN-Schicht einen nied­ rigen Widerstand zu verleihen;
  • - Wiederholung der genannten Stufen der Abscheidung einer dünnen TiN- Schicht und der Behandlung der TiN-Schicht mit einer Häufigkeit, die ausreicht, um das Kontaktloch zu füllen;
  • - Ätzung der TiN-Schicht unter Bildung eines Kontaktstöpsels aus TiN, der nur das Kontaktloch füllt, und
