B. gerichtetem Dampfen, werden nur die Flächen beschichtet, die parallel zur Substratoberfläche 2 liegen, nicht aber die Kanten (vertikale Flächen) der Resistschicht. Nach dem Aufdampfen wird das SiC-Substrat mit Lösungsmittel bearbeitet, das die Resistschicht ausgehend von den nicht­ beschichteten Kanten unter der Lift-Off-Schicht 7 heraus löst, so daß die Lift-Off-Schicht 7 auf dem Photolack von der Ober­ fläche des SiC-Substrats abgehoben werden kann (Fig. 6c).In Fig. 6 the sequence of the lift-off process with negative paint is shown schematically. HeNe-Laser und N2-Laser einsetzbar, als Gasgemisch im Excimer-Laser kommt vorzugsweise XeF mit einer Wellenlänge von 351 nm in Frage. 1. Verfahren zum selbstjustierenden Herstellen von zweiten Strukturen (10) auf einem Substrat (1), das an seiner ersten Oberfläche (2) erste Strukturen (9) aufweist, wobei die zweiten Strukturen (10) in Abhängigkeit von der Anordnung der ersten Strukturen (9) photolithographisch erzeugt werden, bei dem
die erste Struktur (9) eine erste Dünnschicht (15) und eine darüberliegende zweite Dünnschicht (16) umfaßt und die zweite Dünnschicht (16) lateral unterätzt wird, so daß sich zwischen der ersten Dünnschicht (15) und den ersten Strukturen (8, 9) ein vorgegebener Abstand (13) einstellt,
die zweite Dünnschicht (16) entfernt wird, wobei die erste Dünnschicht (15) und das Substrat (1) unverändert bleibt, eine Ätzstoppschicht (17) aufgebracht wird, die optisch opak ist, wobei die Ätzkanten der ersten Dünnschicht (15) nicht bedeckt werden,
die Ätzstoppschicht (17) seitlich unterätzt wird, so daß die erste Dünnschicht (15) vollständig entfernt wird,
eine erste Resistschicht (4) aufgebracht wird, die von der Rückseite des Substrats (1) belichtet wird, wobei die Ätz­ stoppschicht (17) als optische Maske wirkt,
die erste Resistschicht (4) zum Freilegen der Substratober­ fläche (2) für das Erzeugen der zweiten Strukturen (10, 20) entwickelt wird und
die erste Resistschicht (4) und die Ätzstoppschicht (17) entfernt werden.

eine zweite Resistschicht (18) aufgebracht wird,
die zweite Resistschicht (18) ganzflächig von oben belichtet wird und bei einer vorgegebenen Temperatur ausgeheizt wird,
so daß die Löslichkeit der zweiten Resistschicht (18) im Entwickler stark herabgesetzt wird,
eine erste Resistschicht (4) aufgebracht wird,
die erste Resistschicht (4) von der Rückseite des Substrats (1) belichtet wird, wobei die ersten Strukturen als optische Maske wirken,
die erste Resistschicht (4) entwickelt wird, und
die erste (4) und die zweite (18) Resistschicht zum Freilegen der Substratoberfläche (2) für das Erzeugen der zweiten Strukturen (10) durch Trockenätzen über eine vorgegebene Dauer entfernt werden, so daß die zweite Resistschicht (18) über den ersten Strukturen (9) sowie Spacer-Strukturen (19) am Rand der ersten Strukturen (9) zurückbleiben, die einen vorgegebenen Abstand (13) zwischen den ersten Strukturen (9) und den zweiten Strukturen (10) definieren.
