Description
Die Erfindung betrifft ein Verfahren zum Herstellen von Halb
leiterbauelementen oder integrierten Hybrid-Schichtschaltungen
nach dem Oberbegriff des Patentanspruchs.
Häufig ist bei der Herstellung von Halbleiter
bauelementen das selektive Ätzen von Stoffen notwendig. So
beispielsweise ist es bei der
Herstellung geeignet strukturierter Gateoxide wünschenswert,
eine Siliciumzone so zu entfernen, daß eine darunter- oder
danebenliegende Siliciumoxid-Zone
nicht nennenswert beschädigt wird. Hierzu wird häufig
vom Plasmaätzen oder vom reaktiven Ionenätzen Gebrauch ge
macht.
Durch
spezielle Wahl der Prozeßbedingungen und Gase wird die Ab
traggeschwindigkeit für ein gegebenes Material bis zu einem
gewissen Grad in bezug auf die Abtraggeschwindigkeit anderer
Stoffe gesteuert.
Obgleich in vielen Situationen das Ätzen mit energetischen
Teilchen vorteilhaft ist, so
ist diese Methode dennoch nicht frei von Problemen. Die in
dem Plasma erzeugten energetischen Teilchen haben häufig
Einfluß selbst auf solche Stoffe, die nicht mit nennenswerter
Geschwindigkeit geätzt werden. Beispielsweise werden in die
sen Stoffen Lochbildungen hervorgerufen, oder es werden die
elektronischen Oberflächenzustände in nicht akzeptierbarer
Weise modifiziert. Lochbildungen und die Modifizierung
elektronischer Zustände sind bei vielen Bauelement-Anwen
dungen nicht wünschenswert, da diese Erscheinungen häufig
zu fehlerhaften Bauelementstrukturen und somit zu Bauelement-
Fehlfunktionen führen. Außerdem führt die Verwendung eines
Plasmas häufig zum Niederschlag von Verunreinigungsstoffen
auf der Substratoberfläche. Diese Verunreinigungsstoffe,
beispielsweis durch das Plasmagas und/oder nicht-flüchtige
Metalle des Reaktionsgefäßes, z. B. Aluminium, erzeugte Ver
bindungen verschlechtern entweder die Eigenschaften der
Bauelemente oder behindern nachfolgende Verarbeitungsschritte.
Als Alternative zu dem Plasmaätzen gibt es das Naßätzen,
das
jedoch auch
Probleme aufweist. Beispielsweise führt das chemische Naß
ätzen zu Schwierigkeiten bei der Handhabung und Aufbringung
der zugehörigen Chemikalien. Wenn außerdem die Temperatur
und die Konzentration der Reagenzien nicht sorgfältig ge
steuert werden, so erzielt man ungleichmäßige Ergebnisse.
Ungleichmäßige Ergebnisse entstehen auch dadurch, daß mit
dem Naßätzmittel aufgrund von Oberflächenspannungseffekten
keine Mikrometerstrukturen erreichbar sind.
Obschon in vielen Situationen das
Plasmaätzen und das chemische Naßätzen eine gewisse Selekti
vität zwischen dem zu ätzenden und dem benachbarten Mate
rial bieten, so ist im allgemeinen doch die Selektivität
nicht besonders hoch. Bei typischen Ätzanlagen ist die
Selektivität, das ist die Ätzgeschwindigkeit für eine ge
wünschte Zone in bezug auf darunterliegende oder unmaskierte,
benachbarte Zonen unterschiedlicher Zusammensetzungen, nicht
größer als 20 : 1. Es gibt jedoch viele Anwendungsfälle,
z. B. das selektive Entfernen von Siliciumfäden aus extrem
dünnen Siliciumdioxid-Gates in Feldeffekttransistoren hoher
Arbeitsgeschwindigkeit, wobei eine Selektivität von mehr
als 100 : 1 erforderlich ist.
In Übereinstimmung mit dem Oberbegriff des Anspruchs 1 ist
von H. F. Winters in Applied Physics Letters, 34, 1979, Seite 70 bis 73
ein Herstellungsverfahren für Halbleiterbauelemente beschrie
ben, bei dem Xenon-Difluorid bei Abwesenheit eines Plasmas
eine selektive Ätzung zwischen z. B. Siliciumdioxid und Silicium
bewirkt. Allerdings sind Edelgas-Halogenide im allgemeinen
unstabil und relativ kostspielig und mithin keine besonders
gute Lösung der mit anderen Herstellungsverfahren verbundenen
Probleme. In der GB-PS 11 80 187 ist die Verwendung von Halogen
fluoriden zum Ätzen und Polieren von Silicium
flächen vorgeschlagen.
Der Erfindung liegt die Aufgabe zu Grunde, ein
Verfahren der im Oberbegriff des Patentanspruchs
angegebenen Art derart weiterzubilden, daß mit einem vergleichsweise billigen Ätzmittel eine hohe
Selektivität beim Ätzen der ersten Zone gegenüber der zweiten
Zone erzielt wird.
Diese Aufgabe wird durch die im Patentanspruch angegebenen Merkmale
gelöst.
Aus A. F. Holleman und E. Wiberg "Lehrbuch der
anorganischen Chemie", Walter de Gruyter & Co., Berlin 1964,
Seiten 131 und 132 ist es bekannt, daß die einfachen Halogen
fluoride unbeständiger und reaktionsfähiger sind als z. B.
molekulares Fluor (F2), wobei die Reaktionsfähigkeit vom
Halogen Chlor nach dem Halogen J stark zunimmt, und es ist
außerdem auch bekannt, daß die chemische Reaktionsfähigkeit
der höheren Halogenfluoride durchwegs sehr groß ist (vergl. die o. g. GB-PS 11 80 187).
Es werden
Tantal, Tantalnitrid
(Stoffe, die durch die Formel Ta x N y mit x < 0 und y 0
dargestellt werden) und Tantalsilicid leicht geätzt im
Vergleich zu einem Tantaloxid.
Erfindungsgemäß wird die hervorragende Selektivität
in der Abwesenheit eines Plasmas und ohne Flüssigätzmittel
erzielt. Insbesondere erwiesen sich Materialien wie BrF5,
BrF3, ClF3 und IF5 als besonders vorteilhaft zur Erzielung
dieser Ergebnisse.
Das erreichbare selektive
Ätzen ist in vielen Bauelement-Anwendungen, wie z. B. bei
der Herstellung von Gateoxiden bei Feldeffekttransistoren
oder bei der Herstellung von Tantalnitrid-Dünnschicht
widerständen in Verbindung mit Tantaloxid-Dünnschichtkonden
satoren in integrierten Hybrid-Dünnschichtschaltungen
nützlich.
Das selektive Ätzen wird einfach dadurch erreicht, daß man
den zu ätzenden Körper einer in gasförmiger Form vorlie
genden Zusammensetzung mit mehratomigem Halogenfluorid aus
setzt. Im vorliegenden Zusammenhang soll mehratomiges Mole
kül ein Molekül mit drei oder mehr Atomen bedeuten.
Tantal, Tantalnitride und
Tantalsilicide
werden durch mehratomige Ha
logenfluoride selektiv geätzt bezüglich Tantaloxid,
wenn die genannten Zusammensetzungen eine Reaktions
geschwindigkeit von mindestens 1 × 1014 Molekülen pro cm2
pro Sekunde aufweisen, verglichen mit einer Reaktionsge
schwindigkeit des Tantaloxids, die mindestens 40mal
kleiner ist, vorausgesetzt, daß nur flüchtige Fluorid
produkte, d. h. Fluoride mit Dampfdrücken bei 26°C von
mehr als 0,1333 Pa (0,001 Torr) gebildet werden.
Die Anzahl von Fluoratomen in dem mehratomigen Halogen
fluorid ist nicht signifikant, vorausgesetzt, daß sie
in Verbindung mit einem nicht aus Fluor bestehenden
Halogenatom vorhanden sind. So beispielsweise erzeugen
mehratomigen Halogenfluoride, wie BrF5, BrF3, ClF3 und
IF5 das gewünschte Maß an Selektivität. Obschon diese Ver
bindungen im Handel erhältlich sind, ist die Quelle dieser
Verbindungen nicht kritisch, und es ist sogar möglich, sie
an Ort und Stelle durch Reaktionen wie die Fluorination
von Bromgas vor dem Ätzen zu erzeugen (vgl. N. V. Sidgwick,
The Chemical Elements and Their Compounds (London:
Oxford University Press, 1952)).
Der zu ätzende Stoff wird mit dem geeigneten Gas in einer
Ausführungsform der Erfindung einfach dadurch in Berüh
rung gebracht, daß man dieses Gas in einen den Stoff ent
haltenden Behälter einbringt. Es ist z. B. möglich, die
Kammer zu evakuieren und dann erneut mit irgendeinem der
mehratomigen Halogenfluoride zu füllen. (Die Verwendung
des Ausdrucks mehratomiges Halogenfluorid umfaßt nicht nur
die mehratomigen Halogenfluorid-Gase, sondern auch Gemische
aus mehratomigen Halogenfluorid-Gasen.) Alternativ ist es
möglich, das mehratomige Halogenfluorid mit einem anderen
Gas, z. B. einem inerten Gas zu mischen, und dieses Ge
misch in den Behälter einzuleiten.
Typischerweise werden,
mit oder ohne inertem Gas, Teildrücke der mehratomigen
Halogenfluoride in dem Bereich von 0,1333 bis 101 325 Pa
(1 mTorr bis 1 atm) verwendet. Im allemeinen führen Teil
drücke des mehratomigen Halogenfluorids von weniger als
0,1333 Pa (1 mTorr) zu extrem niedrigen Ätzgeschwindigkei
ten, während Teildrücke, die bedeutend über 101 325 Pa
(1 atm) liegen, zu unerwünscht hohen Ätzgeschwindigkeiten
führen, die aufgrund der damit einhergehenden Schwierig
keiten der Prozeßsteuerung nicht bevorzugt werden. Die hohen
Teildrücke haben auch die Neigung, zu der Kondensation der
Produktfluoride aus dem Ätzprozeß zu führen.
Das Ätzen wird fortgesetzt, bis die gewünschte Materialdicke
abgetragen ist. Typische Ätzgeschwindigkeiten für
Tantalzusammensetzungen, bei Teildrücken
des mehratomigen Halogenfluorids im Bereich von 13,33 bis
1 333 Pa (0,1 bis 10 Torr) sind 5 bis 500 nm/min und 20
bis 300 nm/min. Für Materialdicken von weniger als 100 µm
werden daher ganz gewöhnliche Ätzzeiten benötigt. In den
meisten Anwendungsfällen ist das Ätzen lediglich auf einen
Abschnitt eines Substrats beschränkt, und zwar durch den
Einsatz der üblichen Lithographiemethoden, wie beispiels
weise der Verwendung einer mit einem Muster versehenen
organischen Resistmaterialschicht.
Nach dem Ätzen wird das Bau
element durch Anwendung üblicher Verfahren fertiggestellt
(vgl. S. Sze, VLSI Technology, McGraw Hill, 1983 für die
Herstellung von integrierten Schaltkreisen und R. W. Berry

Im folgenden sollen Beispiele der Erfindung erläutert
werden.
Unter Verwendung eines mehratomigen Halogenfluorids wurde
eine integrierte Hybrid-Dünnschichtschaltung auf einem
Aluminiumsubstrat geätzt. Die Schaltung enthielt sowohl
Dünnschichtkondensatoren als auch -Widerstände. Erstere
wurden gebildet durch anodisches Waschen von Ta2O5 als
Dielektrikum, einer Ta-Verbindung mit 13 bis 16 Atom-%
Stickstoff als untere Elektrode und Au als Gegenelektrode.
Die Widerstände wurden durch ein Photoresist-Muster defi
niert, welches auf einer dünnen Ta2N-Schicht erzeugt wurde,
welche aufgebracht wurde, nachdem der Kondensator durch die
Anodisierung hergestellt wurde.
Die integrierte Hybridschaltung wurde auf dem Probenhalter
einer Aluminiumkammer angeordnet. Die Kammer wurde mit
einer mechanischen Vorvakuumpumpe und einer Verstärker
stufe auf einen Druck von etwa 0,6666 Pa (5 mTorr) evaku
iert. Dann wurde unter Fortsetzung des Auspumpens der
Kammer ein ClF3-Strom in die Kammer eingeleitet. Der ClF3-
Strom wurde so eingestellt, daß in der Kammer ein Druck
von etwa 666,6 Pa (5 Torr) entstand. Der ClF3-Strom wurde
etwa drei Minuten aufrechterhalten und dann beendet. Eine
Augenscheinnahme der Hybridschaltung mit einem optischen
Mikroskop zeigte, daß das Tantalnitrid vollständig in den
jenigen Zonen entfernt war, mit denen das Gas in Berührung
gekommen war, während freiliegende Gold- oder Tantaloxid
zonen praktisch unberührt geblieben waren. Die Tantal
nitrid-Zonen unter dem Photoresistmaterial waren von dem
ClF3 nicht beeinflußt worden, und es war auch das Photo
resistmaterial nicht in nennenswertem Umfang beseitigt
worden.
Es wurde wie im Beispiel 1 verfahren, jedoch mit der Aus
nahme, daß als Ätzgas BrF3 verwendet wurde. Die Ergebnisse
waren die gleichen wie beim Beispiel 1.
Es wurde wie im Beispiel 1 vorgegangen, nur daß das Ätz
mittel unter einen Gesamtdruck von 101 325 Pa (1 atm) ge
stellt wurde. Dieser Druck wurde dadurch eingestellt, daß
ein Gemisch aus ClF3 zu 5% in Helium verdünnt wurde. Die
Kammer wurde mit einem Argonstrom gereinigt, und es wurde
in die Kammer ein ausreichend starker Strom des Helium/
Chlortrifluorid-Gemisches eingeleitet, und zwar solange,
bis der gemessene Druck in der Kammer bei etwa 101 325 Pa
(1 atm) verblieb. Zusätzlich wurde die Probe durch Wider
standsheizung des Substrathalters auf eine Temperatur von
86°C aufgeheizt. Durch dieses Aufheizen sollte sicherge
stellt werden, daß durch den Ätzvorgang entstehende Stoffe
sich nicht auf der Hybridschaltung ablagerten.
Claims (1)
- Verfahren zum Herstellen von Halbleiter bauelementen oder integrierten Hybrid-Schichtschaltungen, in dessen Verlauf ein Substrat einem ein Fluorid ent haltenden Ätzmittel ausgesetzt wird, um eine erste Substratzone gegenüber einer zweiten Zone selektiv zu ätzen, wobei das Ätzen bei Fehlen von Plasma durchgeführt wird, dadurch gekennzeichnet, daß als Ätzmittel mindestens ein mindestens drei Atome enthaltendes Halogenfluorid ver wendet wird, daß die erste Zone aus Tantal, Tantalnitrid und/oder Tantalsilicid besteht und daß die zweite Zone ein Tantaloxid ist.
