Abstract

The improvement to the thermodynamic efficiency of Peltier elements and Seebeck elements is the problem addressed by the invention. It is proposed as a solution to construct a thermocouple arm from two separate semiconductor parts at different temperatures in such a way that they have a multiplicity of points where they touch one another. The two semiconductor parts have a surface coating in which electron or hole concentration is so high that the Fermi level there is situated in or very near the conduction band or valence band. Description

Die Patentanmeldung betrifft eine thermoelektrische Anordnung zur Umwandlung von Wärme in elektrische Energie und zum reversiblen Pumpen von Wärme mit großem thermodynamischem Wirkungsgrad. Durch das deutsche Patent 25 47 262 ist bekannt, daß höhere Wirkungsgrade bei thermoelektrischen Anordnungen erreicht werden können, wenn in jedem Thermoelement der Wärmestrom über mindestens eine Stelle mit Temperaturgradienten größer als 104° K/cm fließt. Durch die deut­ sche Offenlegungsschrift DE 34 04 137 A1 ist ferner bekannt, daß die Stelle mit dem Temperaturgradienten <104° K/cm ein Kontaktwider­ stand mit Fremdschicht sein kann. Das Material, aus welchem die Fremdschicht besteht, hat einen makroskopischen elektrischen Wi­ derstand größer als 1 Ωcm. Wegen seiner Dicke kleiner als 1×10-6 cm ist der spez. elektrische Widerstand - als Folge des Tunneleffek­ tes - auf unter 1 Ωcm verkleinert. Die vorliegende Erfindung stellt ebenfalls eine Weiterbildung des deutschen Patents 25 47 262 dar. Auch bei ihr besteht ein Thermo­ schenkel aus zwei getrennten und ungleich temperierten Teilen, welche sich an mindestens einer Stelle stationär berühren. Auch die Berührungsstellen sind so ausgebildet, daß sie mit Hilfe von mecha­ nischem Druck erzeugte thermische und elektrische Kontakte mit durchtunnelbarer Potentialbarriere sind, durch welche ein Wärme­ strom mit einem Temperaturgradienten < 104° K/cm fließt. Die vor­ liegende "Thermoelektrische Anordnung mit Tunnelkontakten" ist zu­ sätzlich jedoch dadurch gekennzeichnet, daß die ungleich temperier­ ten Teile des Thermoschenkels aus n-leitendem oder p-leitendem ein­ kristallinem, polykristallinem oder amorphem Halbleitermaterial be­ stehen, daß dieses Halbleitermaterial mindestens an seiner Oberfläche eine so hohe Konzentration von Elektronen oder Defektelektronen auf­ weist, daß dort das Fermi-Niveau bei Raumtemperatur einen Abstand vom Leitungsband bzw. vom Valenzband hat, welcher höchstens ein Zehntel des Halbleiter-Bandabstandes beträgt, daß auf diese Halbleiterober­ fläche eine Deckschicht aus Metall, aus einer Metall-Legierung, aus einer metallisch leitenden Verbindung oder aus einem Supraleiter auf­ gebracht ist, so daß die Druck-Kontakte zwischen den beiden ungleich temperierten Teilen des Thermoschenkels Tunnelkontakte zwischen me­ tallisch leitendem oder supraleitendem Material sind, und daß die Dic­ ke der Deckschicht kleiner ist als die mittlere freie Weglänge der Ma­ joritätsladungsträger im Halbleitermaterial, aus welchem die bei­ den ungleich temperierten Teile des Thermoschenkels bestehen.The present invention also represents a further development of the German patent 25 47 262. In Fig. 1 ist das thermoelektrische p-Material 1 eine Silizium­ scheibe mit einem spezifischen Widerstand von 0,01 Ωcm. Auf diese Oberflächen­ schicht 2 ist in an sich bekannter Weise eine metallisch leitende Schicht 3 von Platinsilizid aufgebracht worden, welche die Ober­ flächenschicht 2 sperrfrei kontaktiert. Die Dicke dieser metal­ lisch leitenden Platinsilizidschicht 3 ist etwa 5×10-7 cm. Die beiden Siliziumscheiben 1 mit den Oberflächenschichten 2 und den metallisch leitenden Schichten 3 gehören zu den beiden getrenn­ ten Teilen eines thermoelektrischen p-Schenkels, welche sich auf den Temperaturen T 1 und T 2 befinden. Sie berühren sich unter me­ chanischem Druck mit ihren beiden metallisch leitenden Platin- Silizid-Schichten 3. Dadurch entsteht ein elektrischer und ther­ mischer Druck-Kontakt mit dem Tunnelspalt 4. Eine elektrische Potentialdifferenz (+, -) zwischen den beiden Teilen bewirkt ei­ nen stark eingeschnürten und damit quantisierten ballistischen Transport von Nichtgleichgewichts-Defektelektronen von der rech­ ten zur linken Seite des Kontaktes. Da diese - ebenso wie die Oberflächenschich­ ten 2 und 8 - dünner sind als die freie Weglänge der Defektelek­ tronen im p-GaAs und der Elektronen im n-GaAs fließt der Peltier­ strom 12 durch die supraleitenden Druck-Kontakte als ballistischer Transport von Defektelektronen und Elektronen. In den supraleiten­ den Kontakten gibt es keine Kontaktwiderstände, aber der Wärmewi­ derstand des p-Schenkels und des n-Schenkels sind vergrößert um die Wärme-Querwiderstände der supraleitenden Deck-Schichten 3 in den Druck-Kontakten. Die elektrisch leitende Brücke 9 ist durch Wärme­ zufuhr von außen auf der Temperatur T 1=700° K festgehalten. Die Anschlüsse 13 und 14 sind auf 30°C gekühlt. Über den Kontaktdruck ist die maximale Leistungsabgabe - bei Betrieb als Seebeck-Element - oder die maxi­ male Leistungsaufnahme (Kühlleistung) - bei Betrieb als Peltier- Element - einstellbar. Auf den Kontaktseiten tragen die beiden Halbleiterscheiben 1 bzw. 7 Oberflächenschichten 2 bzw. 8 und je eine metallische Deckschicht 3. Die Druckkontakte leiten über die Tunnelspalte 4. Die Schenkel des Peltierkühlers bestehen aus p-Silizium-Epitax-Scheiben 1 mit einem spez. el. Widerstand der Epitax-Schicht von 3-4 Ωcm und n-Silizium-Epitax-Scheiben 7 mit einem spez. el. Widerstand der Epitax-Schicht von 0,8-1,2 Ωcm. Diese Scheiben 1 und 7 sind einseitig mit den leitenden Brücken 9 bzw. 26 oder mit den elek­ trischen Anschlüssen 13 bzw. 14 sperrfrei verbunden. Die leiten­ den Brücken 26 und die Anschlüsse 13 und 14 sind auf der Tempera­ tur T 2 festgehalten. Zwischen den paarweisen Epitaxscheiben 1 und 7, die jeweils einseitig strukturiert sind, gibt es eine Vielzahl geometrisch gleich großer Druck-Kontakte mit Durchmessern < 1×10-4 cm. Außerdem haben die Silizium-Epitaxscheiben 1 und 7 jeweils eine Oberflächenschicht 2 bzw. 8 mit einer Ladungsträgerkonzentra­ tion < 5×1019 /cm3. Auf den Oberflächenschichten 2 bzw. 8 befinden sich metallische Deckschichten 3. Der Peltierstrom fließt als bal­ listische Trägerinjektion durch die Tunnelspalte 4 und die metal­ lischen Deckschichten 3 sowie durch die Oberflächenschichten 2 bzw. 8. Da die Tunnelkontakte ein Verhältnis von elektrischem zum Wärmewiderstand haben, welches dem Gesetz von Wiedemann-Franz- Lorenz gehorcht (wie bei Metallen) und andererseits der Peltier- Kühler die hohe Thermospannung der Silizium-Epitax-Zonen auf­ weist, wird eine Kühltemperatur T 1 erreicht, bei welcher die su­ praleitende Anordnung 28 arbeitet. 20 ist das Glasgehäuse des Peltier-Kühlers, welches evakuiert 6 ist. Claims (13)

1. Thermoelektrische Anordnung, bei welcher ein Thermoschenkel aus zwei getrennten und ungleich temperierten Teilen besteht, welche sich an mindestens einer Stelle stationär berühren, wobei die Berührungsstellen so ausgebildet sind, daß sie mit Hilfe von mechanischem Druck erzeugte thermische und elek­ trische Kontakte mit durchtunnelbarer Potentialbarriere sind, durch welche ein Wärmestrom mit einem Temperaturgradienten <104 °K/cm fließt, dadurch gekennzeichnet, daß die ungleich temperierten Teile des Thermoschenkels aus n-leitendem oder aus p-leitendem einkristallinem, polykristallinem oder amor­ phem Halbleitermaterial bestehen, daß dieses Halbleiterma­ terial mindestens an seiner Oberfläche eine so hohe Konzen­ tration von Elektronen oder Defektelektronen aufweist, daß dort das Fermi-Niveau bei Raumtemperatur einen Abstand vom Leitungsband bzw. vom Valenzband hat, welcher höchstens ein Zehntel des Halbleiter-Bandabstandes beträgt, daß auf diese Halbleiteroberfläche eine Deckschicht aus Metall, aus einer Metall-Legierung, aus einer metallisch leitenden Verbindung oder aus einem Supraleiter aufgebracht ist, so daß die Druck- Kontakte zwischen den beiden ungleich temperierten Teilen des Thermoschenkels Tunnelkontakte zwischen metallisch leitendem oder supra-leitendem Material sind, und daß die Dicke der Deck-Schicht kleiner ist als die mittlere freie Weglänge der Majoritätsladungsträger im Halbleitermaterial, aus welchem die ungleich temperierten Teile des Thermoschenkels bestehen.1.
