Description
- Die Erfindung betrifft ein Verfahren zur Herstellung einer lichtempfindlichen, elektrisch aufladbaren Oberflächenschicht auf einer Drucktrommel für elektrostatische Fotokopierverfahren.
- Aus dem Stand der Technik ist es bekannt, für elektrostatische Fotokopierverfahren Drucktrommeln zu verwenden, die eine Oberflächenschicht aus lichtempfindlichem, aufiadbarem Material wie Seien, auch in Amorpher Form, oder Chalkogenid-Gläsern (Arsen-Selen-Legierungen und-Verbindungen) haben.
- Die erwähnten Drucktrommein dienen dazu, nach erfolgter Aufladung in einer Corona-Entladung ein auf die Oberfläche der Trommel projiziertes Abbild der zu kopierenden Vorlage aufzunehmen. Dieses Abbild ist ein elektrostatisches Ladungsbild, das nachfolgend unter Verwendung eines Tonerpulvers zu einer mit Druckfarbe beschichteten Drucktrommel wird. Durch Aufeinanderlaufenlassen von Papier und Oberfläche der Drucktrommel wird der eigentliche Druckvorgang durchgeführt.
- Für derartige Drücktrommeln ergeben sich folgende Forderungen: Das Material der Oberflächenschicht der Drucktrommei muß eine hohe Lichtempfindlichkeit haben, und zwar im Spektralbereich technisch üblicher Lichtquellen; das Material muß einen spezifischen elektrischen Widerstand in Dunkelheit in der Größe von pk1011 Ohm. cm haben; das Material muß auch bei Dauerbelastung unveränderte Eigenschaften aufweisen, das heißt, ermüdungsfrei arbeiten, und es muß eine für das Kopieren ausrichende Abriebfestigkeit haben.
- Es ist deshalb Aufgabe der vorliegenden Erfindung, ein Verfahren zur Beschichtung einer Drucktrommel anzugeben, wobei eine Oberflächenschicht entsteht, die den voranstehenden Forderungen genügt
- Diese Aufgabe wird erfindungsgemäß dadurch gelöst, daß in ein evakulerbares Gefäß eine Silizium und Wasserstoff enthaltende gasförmige Verbindung eingeleitet wird, daß eine Niederdruck-Glimmentladung zwischen der im Innem des Gefäßes befindlichen, zu beschichtenden Drucktrommel und einer dazu konzentrisch angeordneten Gegenelektrode aufrechterhalten wird, so daß sich unter der Einwirkung des Glimmentladungsplasmas die Silizium und Wasserstoff enthaltende gasförmige Verbindung unter Abscheidung von amorphem Silizium auf der Drucktrommel zersetzt und daß während der Abscheidung die Oberfläche der Drucktrommel auf einer Temperatur von 200 bis 300°C gehalten wird.
- In einer Weiterbildung des Erfindungsgedankens ist vorgesehen, bei der Abscheidung des Siliziums auf der Drucktrommel zusätzlich zu der Silizium und Wasserstoff enthaltenden gasförmigen Verbindung zunächst einen das Silizium zum einen Leitungstyp dotierenden Stoff zuzusetzen und noch während der Abscheidung nach Abschaltung der ersten Dotierstoffquelle einen das Silizium zu dem ersten Leitungstyp entgegengesetzten Leitungstyp dotierenden Stoff zuzusetzen, so daß in der Schicht ein parallel zu Oberfläche der Drucktrommei verlaufender, flächenförmiger PN-Übergang entsteht.
- Mit dem amorphen Silizium steht ein außerordentlich hochohmiges Material mit spezifischem Widerstand bis zu 10" Ohm . cm zur Verfügung. Wenn bei der Herstellung einer Schicht aus amorphem Silizium durch Niederschlag auf einem Substratkörper die Oberflächentemperatur dieses Körpers auf ca. 270°C gehalten wird, kann man eine amorphe Siliziumschicht erreichen, die einen Wirkungsgrad des Fotostromes von 50% hat. Der maximale Wirkungsgrad liegt dabei im Bereich einer Wellenlänge von ca. 600 nm. Für die erfindungsgemäße Lehre hat der Umstand eine große Bedeutung, daß im Silizium die Elektronen und Löcher eine etwa gleich große Beweglichkeit haben. Dieser Umstand wird bei der Erfindung dazu ausgenutzt, eine aufladbare Schicht zu erreichen, die praktisch keine elektrische Ermüdung aufweist.
- Amorphe Schichten aus Silizium haben eine hohe Abreibfestigkeit, auf die es im Zusammenhang mit der Erfindung sehr wesentlich ankommt. Aus diesem Grunde haben die nach dem Verfahren nach der Lehre der Erfindung hergestellten Drucktrommein eine erhöhte Lebensdauer.
- Zur näheren Erläuterung der Erfindung anhand eines Ausführungsbeispiels wird nunmehr auf die Figur der Zeichnung Bezug genommen.
- In dieser ist mit 1 ein Gefäß bezeichnet, das sich mit Hilfe einer Pumpe evakuieren läßt, das heißt, aus der die darin enthaltene Luftatmosphäre entfernt werden kann. Das Gefäß 1 kann mit einem Deckel 3 verschlossen werden. Durch die mit dem Deckel 3 verschlossene Öffnung läßt sich die zu beschichtende Drucktrommel 2 in das Gefäß 1 einbringen. Mit 5 ist ein System aus Zuführungsleitungen bezeichnet, durch die ein das Element Silizium und Wasserstoff enthaltender gasförmiger Stoff, wie z. B. Silan SiH" in das Innere des Gefäßes 1 eingebracht werden kann.
- Im Raum um die Oberfläche 21 der Trommel 2 herum wird im Innern des Gefäßes 1 eine Niederdruck-Glimmentladung aufrechterhalten. Die Drucktrommel 2 dient dabei mit ihrer Oberfläche 21 als die eine Elektrode, die über eine Hochfrequenz-Zuleitung 6 mit einem Hochfrequenz-Generator 60 verbunden ist. Als dazugehörige Gegenelektrode dient die Elektrode 8, die z. B. ein um das Gefäß 1 herumgelegter Mantel aus elektrisch leitfähigem Material ist. Die Glimmentladung brennt dann im Innern des Gefäßes 1 zwischen der Oberfläche 21 und der mantelförmigen Innenwand 11 des Gefäßes. Der Druck des Reaktionsgases, in erster Linie der des Silans, wird für die Glimmentladung zwischen 0,01 mbar und 5 mbar gehalten. Die elektrische Leistung der Glimmentladung wird derart bemessen, daß einerseits noch keine störende Zerstäubung an den Elektroden und/oder den Gefäßwänden auftritt, andererseits aber eine Zersetzung des silizium- und wasserstoffhaltigen Gases erfolgt, und zwar zur Erzeugung eines Niederschlages aus amorphen Silizium mit Wasser-stoff-Einlagerungen. Die Zersetzung wird dementsprechend soweit getrieben, daß nicht sämtliche Gasmoleküle, z.B. Silan-Moleküle vollständig zersetzt werden, sondern daß auch noch Siliziumatome vorliegen, an die einzelne Wasserstoffatome gebunden sind, so daß etwa 1-20, vorzugsweise 10 Atomprozent Wasserstoffgehalt vorliegt. Mit Hilfe einer mit 7 bezeichneten, schematisch angedeuteten Heizung läßt sich die Oberfläche der Drucktrommel 2 auf eine Temperatur von insbesondere ca. 270°C bringen. Mit der Wahl der Temperatur läßt sich die Menge des in das amorph abgeschiedene Silizium eingebauten Wasserstoffes einstellen.
- Einzelheiten einer Abscheidung amorphen Siliziums in einer Niederdruck-Glimmentladung lassen sich aus "J. Non-Cryst. Sol.", Bd. 3, (1970), Seite 255 entnehemen, doch wird bei dem dort beschriebenen Verfahren das Glimmentladungsplasma induktiv (elektrodenfrei) erzeugt.
- Bevorzugt wird ein Gasdruck von 0,05 bis 5 mbar im Innern des Gefäßes 1 eingestellt. Für die Abscheidung einer ausreichend dicken Schicht des amorphen Siliziums auf der Oberfläche 21 ist eine Zeitdauer von etwa 1 bis 5 Stunden anzusetzen. Bevorzugt wird eine Schichtdicke im Bereich von 10,um bis 100µm.
- Einen besonders günstigen Einfluß hat eine Dotierung der amorphen, nach der Lehre der Erfindung hergestellten Siliziumschicht. Während des Niederschlages wird zunächst ein Dotierung vorgenommen, die zu einer N- oder P-Leitung führt. Das Dotierungsmittel, vorzugsweise Diboran für P-Leitung oder vorzugsweise Phosphin für N-Leitung, wird als Gas dem zugeführten siliziumhaltigen Gas in Menge von z. B. 10-4 bis 10-1 Volumen % beigegeben, so daß der Schichtanteil 41 der Schicht 4 entsteht. Während der Durchführung des erfindungsgemäßen Verfahrens, d. h. während des Entstehens der auf der Drucktrommel niedergeschlagenen, wasserstoffhaltigen amorphen Siliziumschicht wird von der zunächst durchgeführten Dotierung zu dem einen Leitungstyp auf die Dotierung zu dem anderen Leitungstyp übergegangen, und zwar durch einen Wechsel des Dotierungsmittels. Dieser Wechsel der Dotierung führt zu einem zweiten Schichtanteil 42 der Schicht 4, wodurch ein praktisch ganzflächig und parallel zur Oberfläche der Drucktrommel ausgebildeter PN-Übergang in der amorphen Siliziumschicht entsteht. Damit wird eine Erhöhung des elektrischen Widerstandes der Schicht erzielt, und zwar für jeweils den Betriebsfall, in dem die Polarität der durch die Corona-Besprühung erfolgten Aufladung zu einem Sperrpotential in der P-N-Übergangsschicht führt, wie es bei einem in Sperrichtung betreibenen P-N-Übergang vorliegt.
- Bei einer dotierten Siliziumschicht kann die Schichtdicke auf der Drucktrommel geringer gehalten werden.
- Die durch das erfindungsgemäße Verfahren auf der Drucktrommel hergestellte amorphe Siliziumschicht hat den Vorteil, daß sie gegenüber den durch bekannte Verfahren hergestellten Schichten auf Selenbasis relativ hohen Temperaturen ausgesetzt werden kann, ohne strukturelle Änderungen zu erleiden.
