Elementeselement
The invention relates to a diffractive element for polarization separation of unpolarized electromagnetic radiation in the UV range.
Für Polarisationstrennung von elektromagnetischer Strahlung im sichtbaren Bereich und im Infrarotbereich sind Gitterstrukturen mit räumlich parallel angeordneten Stegen mitFor polarization separation of electromagnetic radiation in the visible range and in the infrared range are grid structures with spatially parallel webs with
Gitterperioden im Subwellenlängenbereich bekannt. Bei diesen Gitterstrukturen werden üblicherGrating periods in the sub-wavelength range known. These lattice structures become more common
Weise metallische Materialien eingesetzt. This leads to the disadvantage of the absorption of
Gerade für elektromagnetische Strahlung im UV-Bereich weisen Metalle eine extrem hohe Absorption auf und sind daher nicht geeignet, ein diffraktives transmissives Element zurEnergy of radiation, which can even lead to the destruction of the element at high intensities. Especially for electromagnetic radiation in the UV range, metals have an extremely high absorption and are therefore not suitable to a diffractive transmissive element for

Verfügung zu stellen.To make available.
Rotationally symmetric polarization distributions can be produced discontinuously with the plate described in US Pat. No. 6,392,800 B2, which is based on λ / 2 segments. In addition to the ultimately only discontinuous polarization distribution, this plate also requires pre-polarized radiation.
Proceeding from this it is an object of the invention to provide a diffractive element for the polarization separation of unpolarized electromagnetic radiation in the UV range, with which a continuous polarization distribution in the beam cross section of the beam emitted by the diffractive element can be generated.
According to the invention the object is achieved by a diffractive element for polarization separation of unpolarized electromagnetic radiation in the UV range, with a support formed from a material transparent to UV radiation having a plurality of spaced, non-linearly extending grooves, the spacing of two adjacent grooves being greater than the wavelength of the UV radiation, the polarization separation diffractive element diffracting the supplied unpolarized radiation into a first predetermined diffraction order having a first of two mutually orthogonal polarization states and a second predetermined diffraction order with the second of the two orthogonal polarization states, and wherein via the groove depth, the first diffraction order radiation is the first or second polarization state having.
With this diffractive element, the desired polarization state for the first predetermined diffraction order can be selected via the groove depth. It is thus possible to produce a plurality of such diffractive elements, which differ only in the groove depth, this difference selecting the polarization state for the first predetermined diffraction order.
In particular, the distance of each two adjacent grooves is greater than the wavelength of the UV radiation.
Non-rectilinear grooves are understood here to mean those grooves which, viewed in plan view of the diffractive element, extend along a trajectory which is not completely on a straight line. The furrows may, for example, extend along polygonal tracts which, although sections are rectilinear, but not over the entire length of the furrows. In particular, the grooves may extend along curved trajectories. The furrows may, for example, run along a spiral path. In this case, the furrows may even be made contiguous so as to give a single spiral path, but still provide the desired diffractive effect.
Electromagnetic radiation in the UV range is understood here to mean electromagnetic radiation having a wavelength in the range from 1 nm to 400 nm, in particular having a wavelength in the range from 1 nm to 350 nm.
The non-rectilinearly extending furrows may be formed by a plurality of rectilinearly extending sections. Such non-rectilinear grooves can be produced by interference lithography, which allows larger structured areas and thus the production of larger diffractive elements for polarization separation of unpolarized electromagnetic radiation in the UV range. According to a preferred embodiment of the diffractive element according to the invention, the grooves each have an annular course and are arranged concentrically with each other. An annular course is understood here to mean that, in plan view of the diffractive element, the grooves each form a self-contained path curve. Due to the concentric arrangement of the grooves, these trajectories do not overlap. The furrows are thus virtually nested.
The annular course can in particular be chosen so that the furrows are each formed in plan view as polygonal rings. Of course, all other ring shapes are possible. In particular, the annular course can not be circular.
In the diffractive element, the groove widths and spacings are selected so that the polarization state of the first predetermined diffraction order changes from the first to the second polarization state according to the calculated effect of the element with increasing groove depth (with unchanged groove widths and spacings). Therefore, the desired polarization state for the first predetermined diffraction order can only be selected via the groove depth if all other dimensions and material parameters of the diffractive element remain unchanged.
Furthermore, it is achieved with this diffractive element that the orientation of the selected first or second polarization state in the beam cross section of the radiation of the first predetermined diffraction order can be varied spatially continuously. In particular, it is achieved with the diffractive element that the first polarization state is in each case locally related to an annular curve surrounding the center of the beam cross section of the radiation of the first predetermined diffraction order, the shape of which corresponds to the shape of the annular grooves. Thus, by selecting the ring shape of the furrows, the spatial distribution of the orientation of the selected polarization state can be determined.
As the material for the carrier, in particular, dielectric materials are used, such as quartz (SiO 2 ) or fluorspar (CaF 2 ). The webs between the grooves may be coated with other materials, in particular aluminum oxide (Al 2 O 3 ), cryolite, chiolite or zirconium or consist of these. Of course, the carrier may be formed of these materials.
In particular, ring shapes are selected for the grooves which are either point-symmetrical or rotationally symmetric. Particularly preferred are annular grooves, as In this Furchwahl the beam of the first predetermined diffraction order can be radially or azimuthally polarized.
Preferably, the distance of each two adjacent furrows and the furrow width is constant. This ensures that the diffractive element has no imaging properties, but only performs the desired polarization separation.
The first predetermined diffraction order is preferably the zeroth diffraction order and the second predetermined diffraction order comprises at least one non-zero diffraction order. This makes it possible, for example, by a clever arrangement of diaphragms to pass the first predetermined diffraction order and to shield the second predetermined diffraction order.
In particular, the diffractive element can be developed so that the distance between two adjacent grooves is less than twice the wavelength of the UV radiation.
The groove depth h is chosen in particular such that the following inequality is fulfilled; in which the wavelength of the UV radiation is denoted by λ:
2,5 - λ < h ≤ 7,0 - λ .2.5 - λ <h ≦ 7.0 - λ.
The furrow depth is preferably constant over all furrows and the furrows preferably have a U-shaped cross-sectional shape with rounded corners or with non-rounded, pointed corners. The diffractive element is preferably designed so that the ratio of the width of the web between two grooves to the distance between two adjacent grooves (ie the filling factor) is between 0.1 and 0.7, in particular between 0.20 and 0.40.
Further, in the diffractive element the furrows may be a phase element upstream or downstream, which causes such a location-dependent phase shift in the beam that oscillate in opposite phase to the center of the beam cross-section points in the beam cross section of the first predetermined diffraction order, the light fields. The phase element may be formed integrally with the carrier. In particular, the phase element may be formed on one side of the carrier and the annular grooves on the other side of the carrier.
The diffractive element may further comprise a diaphragm which is arranged downstream of the diffractive element such that only the radiation of the second predetermined diffraction order is transmitted by the radiation of the first and second predetermined diffraction orders transmitted by the diffractive element Diffraction order is shadowed. This realizes a very simple separation of the radiation of the unwanted diffraction order from the radiation of the desired diffraction order.
In particular, the diffractive element is designed as a transmissive element.
Furthermore, a system with two inventive diffractive elements or preferred developments of the diffractive elements according to the invention is provided in which the two diffractive elements are the same except for the groove depth, wherein the groove depth is set in the first of the two diffractive elements, that the radiation of first diffraction order having the first polarization state, and the second diffractive element, the groove depth is set so that the radiation of the first diffraction order has the second polarization state.
Still further, there is provided a method of making a diffractive element for polarization separation of unpolarized electromagnetic radiation in the UV region, the polarization separation diffractive element supplying the unpolarized radiation to a first predetermined diffraction order having a first of two orthogonal polarization states and a second predetermined diffraction order bends with the second of the two orthogonal states of polarization, in which a plurality of spaced, non-linearly extending grooves are formed in a substrate of a UV transparent material on one side, the groove depth being adjusted so that the radiation the first diffraction order has the first or second polarization state.
In particular, the grooves may be formed as annular grooves concentric with each other.
The method can be developed so that the above-described diffractive elements and the described preferred developments can be realized.

In Fig. 1 is shown schematically in plan view an embodiment of a diffractive element for polarization separation of unpolarized electromagnetic radiation in the UV range (wavelength <400 nm, in particular <350 nm) shown. This diffractive element has a carrier 1, in which a plurality of annular grooves 2 are formed, which are arranged coaxially to each other.
Der Füllfaktor des diffraktiven Elementes, also das Verhältnis von Gitterperiode d zuAs can be seen from FIG. 2, the width b1 of the grooves 2 is constant and also the width b2 of the webs 3 extending between the grooves 2 is constant. Thus, each two adjacent grooves 2 equidistant from each other and the grating period d is constant. The fill factor of the diffractive element, ie the ratio of grating period d to

In Fig. 3, the transmission of the zeroth diffraction order for the TM polarization (line with crosses) and the TE polarization (solid line) as a function of the groove depth h shown separately. Here, the TM polarization is the linear polarization that oscillates locally perpendicular to the grating grooves 2, and the TE polarization is the linear polarization that oscillates locally parallel to the grating grooves 2. As can be seen from the illustration in FIG. 3, with increasing groove depth h, the transmission for the different polarizations diverge so that for a first depth substantially only the TM polarization and for a second depth different from the first depth is, essentially only the TE polarization is transmitted. The respective other polarization is then transmitted substantially in the ± 1-th diffraction order, which is here a ring with an opening angle of about 22 °. Thus, it is very easy to shade this diffraction order with respect to the zeroth diffraction order by means of a suitably arranged aperture. Thus, it is possible with the described diffractive element, only by a suitable choice of the groove depth h to choose the polarization state of the transmitted radiation zeroth diffraction order.
Die Transmission beträgt hier ca. 69 % und der Polarisationsgrad beträgt ca. 86,5 %.Thus, for example, at a groove depth of h1 = 540 nm, essentially only the TM polarization is diffracted into the zeroth diffraction order. A transmitted beam thus has a substantially radial polarization at which the polarization at each location oscillates perpendicular to a (imaginary) circle around the center M of the beam cross section. The radial polarization is shown schematically in FIG. The transmission here is about 69% and the polarization degree is about 86.5%.
Die erreichbare Transmission beträgt hier ca. 72 % und der Polarisationsgrad beträgt ca. 97,2 %.If now h2 = 700 nm is selected for the groove depth, essentially only the TE polarization is transmitted with the diffractive element in the zeroth order of diffraction described in FIG. This leads in the transmitted beam of zeroth diffraction order to a so-called azimuthal or transverse polarization, in which the linear polarization is aligned so that it swings each tangent to an imaginary circle with center M in the middle of the beam cross-section, as shown in Fig. 6 is indicated. The achievable transmission here is about 72% and the polarization degree is about 97.2%.
Die Transmission beträgt in diesem Fall ca. 94 % und der Polarisationsgrad beträgt ca. 98,4 %.If one chooses an even greater value of, for example, 1145 nm for the groove depth, the transmitted beam will again be azimuthally polarized, as indicated in FIG. The transmission is in this case about 94% and the degree of polarization is about 98.4%.
With increasing groove depth, however, the phase between the desired transmitted polarization state and the unwanted, to a small extent still transmitted polarization state increases, so that preferably groove depths h are selected, in which the unwanted polarization in the transmission has a minimum. As can be seen, for example, in the radial polarization shown in FIG. 5, in which the respective phase position of the individual marked oscillations is indicated by the position of the arrowhead, the light fields of two point-symmetrical points in the beam cross-section oscillate in phase. However, if one now desires an out-of-phase oscillating light field distribution, the diffractive element must be preceded or followed by a corresponding phase element which adjusts the corresponding phases by means of a location-dependent phase delay. This is achieved by the phase element shown schematically in FIG. 7, the thickness of which increases as a function of the angular position (helical). The thickness is chosen so that after 360 ° a phase delay of 2π is reached. Positioning this phase element behind the diffractive element results in achieving the desired antiphase oscillating light field distribution, as shown in FIG.
Die Verteilung des Polarisationszustandes entspricht dabei der Form der Furchen 2.The described diffractive element can thus be used to set rotationally symmetric distributions of a predetermined polarization state (for example TE polarization or TM polarization) in the beam cross section of a UV beam. The distribution of the polarization state corresponds to the shape of the grooves 2.
In addition to the described annular furrows but also all other self-contained furrow shapes (ie annular furrows) are possible. For example, elliptical furrow shapes can be used. However, there are also polygonal rings or other annular furrows possible. The distribution of the corresponding polarization corresponds then in this case, the selected furrow shape.
Thus, with the diffractive element according to the invention, a desired distribution of a predetermined polarization state in the beam cross-section can be easily realized by the choice of the annular groove (local distribution of the polarization) and the groove depth (choice of the polarization state).
The calculated effect of the diffractive element shown in Fig. 3 was optimized for the wavelength of 193 nm so that the described divergence of the transmission behavior for the TE and TM polarization occurs. It has been found that this behavior occurs only for a grating period of 330 nm ± 10 nm. The calculations can be carried out with commercially available programs operating according to the rigorous coupled wave analysis (RCWA) or the finite element method. If one wants to optimize the diffractive element for another wavelength (eg 248 nm), one assumes according to the lattice equation of a lattice period, in which next to zeroth Diffraction order at least the ± 1-th diffraction order occurs and optimized in terms of polarization efficiency, and then to find the optimum grating period and furrow width at which the desired different transmission behavior of different polarizations depending on the groove depth can be achieved.
The diffractive element can be made, for example, by known manufacturing techniques of semiconductor technology, such as e.g. the electron beam lithography or the use of holographically exposed etching masks.
The material used for the support is in particular quartz or calcium fluoride, the support having a thickness of e.g. 0.1 - 4.0 mm.
The diffractive element can be used, for example, in microscopes in the illumination-side and / or image-side beam path. Also, it can be used in conjunction with the reduction of a focus diameter of an optical system. In particular, it can be used in steppers for semiconductor production and for mask inspection or other polarization-dependent applications.
Ferner ist es möglich, die Furchen dadurch zu bilden, daß lokal die Brechzahl desThe annular grooves can be realized by the webs formed on the flat surface of the carrier 1. Alternatively, it is also possible to etch the furrows in the surface. Furthermore, it is possible to form the grooves by locally the refractive index of the
Materials des Trägers verändert wird. For example, the support can be bombarded with ion beams by means of a photolithographically produced mask. The effect of the ion beams can be in the introduction of foreign atoms into the substrate (ie in a doping) or in the extraction of atoms from an already doped substrate, ie in the
Erzeugung von Verarmungszonen, bestehen. Beides verändert die Brechzahl.Generation of depletion zones exist. Both changes the refractive index.
In the above description, it has been assumed that the diffractive element is a phase modulating element. However, the teaching according to the invention can also be used fundamentally for amplitude-modulating diffractive elements. In this case, the webs 2 are replaced by a layer with negligible transmissivity.
In the embodiment of FIG. 9, the circular grooves according to the embodiment of FIG. 1 are formed by eight rectilinear sections each so that the diffractive element has eight sectors 10, 11, 12, 13, 14, 15, 16 and 17, respectively where the corresponding sections of the grooves 2 each extend parallel to each other. For better representation of these sectors are each from the center M radially outward extending lines 20 - 27 drawn, which are not part of the diffractive element.
The diffractive element shown in FIG. 9 qualitatively has the same properties as the diffractive element described in connection with FIGS. 1-8, so that the polarization state of the electromagnetic radiation diffracted into the zeroth diffraction order can be adjusted as a function of the groove depth h. When mainly TM polarizations are diffracted to the zeroth diffraction order, there is no longer any pure radial polarization, but the polarization in each sector 10 - 17 oscillates perpendicular to the extension direction of the rectilinear sections. The radial polarization is thus approximated by the number of sections 10-17. The same applies at a groove depth in which mainly the TE polarization of the electromagnetic radiation is diffracted into the zeroth order of diffraction.
The advantage of the diffractive element shown in Fig. 9 is that such an element can be produced by interference lithography. Thus, easily larger areas can be exposed with sufficient accuracy, so that relatively large diffractive elements can be produced with the required accuracy.
