 微細パターン形成材料を用いて実効的にレジストパターンを微細化する微細パターン形成方法において、架橋膜膜厚を抑え、尚且つ現像欠陥がない微細パターン形成方法を提供する。水溶性樹脂、水溶性架橋剤、および、水または水と水溶性有機溶媒との混合液からなる溶媒を含有する微細パターン形成材料とアミン化合物含有現像液を用いて、微細パターンを形成させる。アミン化合物含有現像液は、ポリアリルアミン、モノメタノールアミン、モノエタノールアミン等の第1級アミン化合物、ジメチルアミン、ジエチルアミン、ジメタノールアミン、ジエタノールアミン等の第2級アミン化合物、トリメチルアミン、トリエチルアミン、トリメタノールアミン、トリエタノールアミン等の第3級アミン化合物、水酸化テトラメチルアミン等の第4級アミン化合物が好ましい。

[0001] 本発明は、半導体プロセスにおいて、レジストパターンを形成する際、既に形成さ れたレジストパターン間の分離サイズまたはパターン開口サイズを縮小することにより 、より微細なパターンを形成することができると共に、ァミン化合物含有現像液を使用 することにより、これまで両立させることが困難であった、架橋膜膜厚を抑えながら現 像欠陥がな 、、微細パターン形成を可能にした微細パターン形成材料を用いたパタ ーン形成方法に関するものである。
背景技術
[0002] LSI等の半導体素子の製造や、 LCDパネルの液晶表示面の作成、サーマルヘッド 等の回路基盤の製造等を初めとする幅広!、分野にぉ 、て、微細素子の形成ある ヽ は微細加工を行うため、基板上にレジストパターンを形成させることが行われている。 このレジストパターンの形成においては、紫外線、遠紫外線、エキシマレーザー、 X 線、電子線等の活性光線にて感光性榭脂組成物を選択的な照射により露光した後、 現像処理を行う、いわゆるフォトリソグラフィ一法が利用されている。このフォトリソダラ フィ一法にぉ 、ては、レジストパターンを形成するためにポジ型またはネガ型の感光 性榭脂組成物が用いられて 、る。
[0003] 近年、半導体デバイス等の高集積ィ匕に伴 ヽ、製造プロセスに要求される配線およ び分離幅はますます微細化されてきており、これに対応すべく g線、 i線、エキシマレ 一ザ一等の短波長光源を利用した露光装置が使用され、また露光の際に位相シフト マスク等を用いることも行われている。しかし、従来の露光によるフォトリソグラフィー技 術では、その波長限界を越える微細なレジストパターンを形成させることは困難であ るし、また短波長用の露光装置や位相シフトマスク等を用いる装置は高価である。こ のため、このような高価な装置を用いることなぐまた従来公知のポジ型あるいはネガ 型感光性榭脂組成物を用い、従来公知のパターン形成装置を用いてレジストパター ンを形成させ、この形成されたレジストパターンを実効的に微細化する方法が鋭意研 究されてきた。
[0004] そして、レジストパターンを実効的に微細化する方法の一つとして、公知の感光性 榭脂組成物、例えばィ匕学増幅型フォトレジストを用い、従来法によりパターン形成を 行った後、形成されたレジストパターン上に水溶性榭脂を含む微細パターン形成材 料からなる被覆層を施し、レジストを加熱および Zまたは露光することにより、レジスト 中に生成された酸あるいはレジスト中に存在する酸を前記被覆層へ拡散させ、この 拡散された酸によりレジスト近傍の被覆層を架橋、硬化させ、その後未架橋の被覆層 を除去することにより最初に形成したレジストパターンを架橋膜で覆うことによりレジス トパターンを太らせ、結果としてレジストパターン間の幅を狭くし、レジストパターンの 分離サイズあるいはホール開口サイズを縮小してレジストパターンの微細化を図り、 実効的に解像限界以下の微細レジストパターンを形成させる方法が提案されている( 例えば、特許文献 1〜4参照)。
[0005] 現在、レジストパターン上に微細パターン形成材料を塗布して被覆層を形成させ、 加熱および Zまたは露光処理を行った後、現像して、実効的に解像限界以下の微 細レジストパターンを形成させる際、上記未架橋の被覆層を除去するために、専用現 像液 (例えば、特許文献 5参照)や、水と水溶性有機溶媒の混合液カゝらなる現像液が 用いられている。また、現在リソグラフィー技術の進歩に伴いレジストパターンサイズ が従来より小さくなつているために、微細パターン形成材料を用いてさらにパターン サイズを微細化する場合、架橋膜の膜厚を抑えたものの需要が高まっている。このよ うな需要に応えるために水と水溶性有機溶媒からなる専用現像液、及び純水現像で は、架橋膜の膜厚を抑えるために、微細パターン形成材料中の水溶性架橋剤の量 を少なくしたり、架橋反応を行う際の温度を低くしたりすることが行われている。しかし 、このような方法で架橋膜の膜厚を抑えようとすると架橋膜の架橋密度が低下し、現 像欠陥が多発することがある。すなわち、従来の方法では架橋膜の膜厚を抑えなが ら、現像欠陥の発生を抑制することは困難であった。

発明が解決しょうとする課題
[0006] したがって、本発明の目的は、従来の問題の改善された、即ち、形成される架橋膜 の膜厚を抑えながら、現像欠陥の発生もなくした実使用上問題のない微細パターン 形成方法を提供することである。
[0007] 本発明の他の目的は、レジストパターン上に微細パターン形成材料を塗布してレジ ストパターン上に被覆層を形成させ、レジストパターンの加熱などにより発生した酸を 被覆層に拡散させることによりレジストパターンの近傍に架橋層を形成させ、現像に より未架橋の被覆層を除去する方法において、実使用上問題のないレジストパター ンを形成することのできる微細パターン形成方法を提供することである。
課題を解決するための手段
[0008] 本発明者らは、鋭意、研究検討を行った結果、水溶性榭脂、水溶性架橋剤、およ び水または水と水溶性有機溶媒との混合液からなる溶媒とを含有する微細パターン 形成材料において、ァミン化合物含有現像液を使用して現像することにより架橋膜の 膜厚を抑え、架橋膜の厚さが薄!、場合であっても現像欠陥のな 、微細パターン形成 を達成でき、現像液のアミンィ匕合物濃度をコントロールすることにより架橋膜の膜厚を 制御できることも見出して、本発明をなしたものである。
[0009] すなわち、本発明による微細パターンの形成方法は、加熱により酸を供給すること ができる物質を含むレジストパターン上に微細パターン形成材料組成物を塗布して 被覆層を形成させ、加熱によりレジストパターン力ゝら酸を拡散させ、前記被覆層の前 記レジストパターンに接する部分にお ヽて架橋反応を起こさせて前記被覆層に架橋 膜を形成させ、前記被覆層の未架橋部分を現像液を用いて除去することにより現像 する微細パターン形成方法にぉ ヽて、前記微細パターン形成材料組成物が水溶性 榭脂、水溶性架橋剤、および、水または水と水溶性有機溶媒との混合液カゝらなる溶 媒を含んでなり、前記被覆層の未架橋部分の除去をァミン化合物を含有する現像液 を用いて行うことを特徴とするものである。 [0010] また、本発明による微細パターンは前記の方法により形成されるものである。
発明の効果
[0011] 本発明のァミン化合物含有現像液を用いた微細パターン形成方法により、微細パ ターン形成材料に含まれる水溶性架橋剤の量を少なくすることなぐかつ架橋反応時 の加熱温度を低くすることなぐ架橋膜の膜厚を抑え、尚且つ微細パターン形成材料 由来の現像欠陥がない微細パターンを得ることができる。本発明の微細パターン形 成方法により、半導体等の電子部品や三次元微細構造物製造のための微細加工に おいて、露光波長の限界解像度以下のサイズパターンを、設計通りのデザインルー ルに従って、高精度、高スループット、安価に形成することができる。

[0014] 以下、本発明を更に詳細に説明する。
[0015] 本発明は、従来公知の微細パターン形成方法に改良を加え、形成される架橋膜の 膜厚を抑え、現像欠陥をなくした微細パターン形成を可能にしたものである。本発明 における微細パターン形成方法とは、加熱などにより酸を供給することができる物質 を含むレジストパターン上に微細パターン形成材料組成物を塗布し、加熱などにより レジストパターン力 酸を発生または拡散させ、被覆層のレジストパターンに接する部 分にお 1ヽて架橋反応を起こさせて被覆層に架橋膜を形成させ、未架橋部分を現像 液を用いて除去する方法をいう。以下、被覆層の未架橋部分を除去することを、フォ トレジストを形成する際の現像と区別するために第 2の現像という。従来公知の微細 ノ ターン形成技術は、例えば特許文献 3に示されて ヽる。
[0016] 本発明による微細パターン形成方法を説明すると以下の通りである。
[0017] 本発明による微細パターン形成方法において、レジストパターンは、慣用のレジスト パターンを用いることができる。したがって、レジストパターンを形成させるために用い られるフォトレジスト組成物、およびそれを用いたレジストの形成方法は従来公知のフ オトレジスト組成物および従来公知のレジスト形成法の!/、ずれのものであってもよ!/、。 なお、レジストパターンは、加熱により酸を微細パターン形成材料からなる被覆層に 拡散、供給できるものであることが必要である。このような酸供給性レジストパターンを 形成させることができるフォトレジストとしては、化学増幅ポジ型フォトレジストが好まし いものとして挙げられる。また、微細パターン形成材料によるレジストパターンへの被 覆法は従来公知の方法の何れの方法も用いることができる。
[0018] 上記のレジストパターンの形成において用いられる半導体基板は、ベアな半導体 基板であってもよいが、必要に応じて表面にシリコン酸ィ匕膜やアルミニウム、モリブデ ン、クロムなどの金属膜、 ITOなどの金属酸ィ匕膜、ポリシリコンなどのシリコン膜を有す るシリコンなどの基板、或いは更にこれら基板上に、回路パターン或いは半導体素子 などが形成された基板であってもよい。また、フォトレジスト組成物の塗布は、例えば スピンコート法、ロールコート法、ランドコート法、流延塗布法、浸漬塗布法など従来 公知の方法を用いることができる。露光光源としては、例えば KrFエキシマレーザー 、 ArFエキシマレーザーなどの遠紫外線、 X線、電子線などが用いられる。更に、フォ トレジスト膜の現像剤は、使用する化学増幅ポジ型フォトレジストを現像することので きるものであればいずれのものでもよぐ通常水酸ィ匕テトラメチルアンモ-ゥム、水酸 化ナトリウムなどのアルカリ水溶液が用いられる。現像法は、パドル法、スプレー法な ど、従来フォトレジストを現像するために用いられて 、る方法によればよ 、。
[0019] 次に、このようにして準備されたレジストパターンに微細パターン形成材料組成物を 塗布する。本発明において微細パターン形成材料組成物は、水溶性榭脂、水溶性 架橋剤、および、水または水と水溶性有機溶媒との混合液からなる溶媒を含んでな るものである。ここで、水溶性榭脂および水溶性架橋剤は、レジストパターンカゝら拡散 してくる酸により架橋反応して、架橋膜を形成できるものであれば任意のものを用い ることができる。具体的には、水溶性榭脂としては、ポリビュルアルコールおよびその 誘導体、ポリアクリル酸およびその誘導体等が挙げられ、水溶性架橋剤としては、メラ ミン誘導体、尿素誘導体、グアナミン誘導体、グリコールゥリル、アルコキシアルキル 化アミノ榭脂等が挙げられる。これらの成分は溶媒に溶解されて組成物とされるが、 本発明にお 、て用いることができる溶媒は水または水と水溶性有機溶媒との混合液 力 なる溶媒である。一般に水を用いることが好ましいが、各種成分の溶解性を改良 したり、塗布性を改良するなどの理由で水溶性有機溶媒を混合した混合溶媒を用い ることもできる。この場合に用いることのできる水溶性有機溶媒としては、レジストバタ ーンを溶解しないものであることが好ましい。また、水との混和性の観点から水に対し
0. 1重量%以上溶解する溶媒であることが好ましい。具体的には、イソプロピルアル コール、エチルアルコール等のアルコール類、 N, N—ジメチルァセトアミド等のアミド 類が挙げられる。
[0020] 本発明に使用される微細パターン形成材料組成物にお!ヽて各成分の配合比は任 意であるが、水又は水と水溶性有機溶媒の混合溶媒 100重量部当たり、水溶性榭脂 の含有量は一般に 1〜30重量部、好ましくは 2〜15重量部、水溶性架橋剤の含有 量は一般に 0. 2〜5重量部、好ましくは 0. 5〜2重量部、である。
[0021] 本発明にお ヽて微細パターン形成材料組成物は、必要に応じて、ァミン化合物を 含んでなることもできる。このようなアミンィ匕合物としては、例えばメトキシカルボ-ル 化ポリアリルァミン、エトキシカルボ-ルイ匕ポリアリルアミン等のポリアリルアミン誘導体 、ダルコサミン誘導体等が挙げられる。微細パターン形成材料組成物がアミン化合物 を含んでいる場合、このアミン化合物は現像の際に未架橋の被覆層の溶解を促進す る作用を有するものと考えられる。本願発明による微細パターン形成方法においては 現像欠陥が発生しにく ヽものである力 微細パターン形成材料組成物がアミン化合 物を含む場合、より顕著な効果が発現する。
[0022] 本発明による方法にぉ ヽて、微細パターン形成材料組成物がアミン化合物を含む 場合には、その含有量は水又は水と水溶性有機溶媒の混合溶媒 100重量部当たり 0. 1〜5重量部であることが好ましぐ 0. 2〜2重量部であることがより好ましい。
[0023] 本発明にお ヽて微細パターン形成材料組成物は、必要に応じて、界面活性剤をさ らに含んでなることができる。このような界面活性剤は微細パターン形成材料組成物 の塗布時の塗布性を改良するのに効果がある。用いることができる界面活性剤として は、ポリオキシエチレンォクチルエーテル等の非イオン性界面活性剤、アルキルベン ゼンスルホン酸等の陰イオン界面活性剤、ラウリルメチルアンモ -ゥムクロライド等の 陽イオン界面活性剤等が挙げられる。本発明による方法において、微細パターン形 成材料組成物が界面活性剤を含む場合には、その含有量は水又は水と水溶性有機 溶媒の混合溶媒 100重量部当たり 0. 01-0. 1重量部であることが好ましぐ 0. 03 〜0. 05重量部であることがより好ましい。
[0024] 本発明による方法にぉ ヽては、前記の成分を含んでなる微細パターン形成材料組 成物をレジストパターン上に塗布して被覆層を形成させる。このときの塗布方法は任 意であり、慣用の方法、例えばスピンコート法、ロールコート法、ランドコート法、流延 塗布法、浸漬塗布法などが挙げられる。被覆層の厚さはレジストパターン上に均一に 塗布される限り特に限定されない。
[0025] 微細パターン形成材料組成物が塗布されたレジストパターンは、必要に応じて加熱 等により溶媒を除去した後、加熱される。この加熱によってレジストパターン力も酸が 被覆層に拡散して、被覆層のレジストパターンに隣接した部分が架橋され、硬化する
[0026] 加熱時間および加熱温度は、用いるレジストパターンの種類、微細パターン形成材 料組成物の種類等、形成させようとする架橋膜の厚さなどに応じて任意に選択される 力 加熱時間を十分に長ぐまたは加熱温度を十分に高くすることで現像欠陥を効果 的〖こ減少させることができる。一方、形成される架橋膜の膜厚を過度に厚くしないた めに、加熱時間および加熱温度を適当に選択するべきである。このような観点から、 カロ熱の温度及び時間は、一般に 90〜130oC、好まし <は 100〜120oCで、 30〜: L00 秒、好ましくは 50〜80秒、である。
[0027] 加熱により架橋膜が形成されたレジストパターンは、引き続き現像され、未架橋の 被覆層が除去される (第 2の現像)。 [0028] 本発明による微細パターン形成方法において、この第 2の現像工程に用いられる 現像液はアミンィ匕合物を含んでなる。本発明の微細パターン形成方法において、未 架橋の被覆層を除去するための現像工程に使用することができるアミンィ匕合物として は、例えば、ポリアリルァミン、モノメタノールァミン、モノエタノールァミン等の第 1級ァ ミン化合物、ジメチルァミン、ジェチルァミン、ジメタノールァミン、ジエタノールァミン 等の第 2級アミンィ匕合物、トリメチルァミン、トリェチルァミン、トリメタノールァミン、トリ エタノールァミン等の第 3級ァミン化合物、水酸ィ匕テトラメチルァミン等の第 4級ァミン 化合物等が好ましいものである。ここで、この現像液に含まれるァミン化合物は、微細 ノターン形成材料組成物中に含まれるアミンィ匕合物とは異なるものであってもよい。
[0029] また、この第 2の現像液に含まれるアミンィ匕合物の含有量は、第 2の現像の現像条 件や用いた微細パターン形成材料組成物に応じて適当に調整される。一般に、微細 パターン形成材料組成物中の水溶性架橋剤の含有量が少ない場合、第 2現像後の 架橋膜の膜厚は減少し、多い場合には増加する。また、微細パターン形成材料組成 物中の水溶性架橋剤の含有量が少ない場合に、第 2現像液中のアミン化合物の含 有量が過度に多いと、ァミン化合物によって架橋膜まで溶解されることがあり、その結 果フォトレジストに形成されたパターンが元のサイズよりも大きくなつてしまうこともある 。一方、第 2現像液中のアミン化合物の含有量が少ないと、本発明の効果、すなわち 現像欠陥の低減が達成されないことがある。また、微細パターン形成材料組成物中 にアミンィ匕合物が含まれる場合、第 2現像液中のアミンィ匕合物はより少ない量で本発 明の効果を達成することができる。これらの観点から、ァミン化合物含有現像液の濃 度は現像液全体の重量を基準として、 0. 05%から 2. 5%が好ましぐより好ましくは 0. 1%から 2. 0%である。
[0030] また、微細パターン形成材料組成物中のアミン化合物の、組成物中の溶媒の重量 を基準とした含有率 x (%)と第 2現像液中のアミン化合物の第 2現像液の重量を基準 とした濃度 y (%)とは、形成される架橋膜の膜厚および現像欠陥を両立させるために

[0031] この現像液に用いられる溶媒は、未架橋の被覆層を除去できるものであれば特に 限定されないが、レジストパターンを溶解しないものであることが好ましい。具体的に は、水、水溶性有機溶媒等が挙げられるが、水が特に好ましい。
[0032] 本発明の方法において、第 2現像の現像温度および現像時間は、形成させようとす る架橋膜の膜厚、微細パターン形成材料組成物、第 2現像液の種類等によって変化 する。一般に現像時間が長い方が現像欠陥は減少する傾向があるが、スループット も考慮すると、現像条件は通常、 15〜30°C、好ましくは 20〜25°Cで 15〜: LOO秒、 好ましくは 45〜90秒である。
[0033] 本発明の微細パターン形成方法は、上記微細パターン形成材料と第 2現像液とし てアミンィ匕合物含有現像液を用いることを除 、て、従来公知の方法が用いることがで きる。
[0034] 本発明の微細パターンの形成方法に用いることができるレジストパターンの形成法 の一例を、図 1 (a)及び (b)を参照しつつ説明すると以下の通りである。まず、図 1 (a) に示されるように、半導体基板 1などの被加工基板上に、化学増幅ポジ型感放射線 性榭脂組成物を塗布し、必要に応じプリベータ(例えば、ベータ温度: 70〜150°Cで 1分程度)を行い、フォトレジスト層 2を形成させる。次いで、図示されていないレチク ル等フォトマスクを介して露光した後、必要に応じポストェクスポージャーベータ(PE B) (例えば、ベータ温度: 50〜150°C)を行い、現像し、更に、必要であれば現像後 ベータ(例えば、ベータ温度: 60〜120°C)を行うことによって、図 1 (b)に示されるよう なポジのレジストパターン 3が形成される。
[0035] さらに、このようにして得られたフォトレジストを用いて、レジストパターン上に酸で架 橋された架橋膜を形成させ、これによつてレジストパターン間の距離を狭くして、露光 波長の限界解像度以下のパターンを形成する本発明の方法の一例を、図 1 (c)〜 (e )を参照しつつ説明すると以下の通りである。まず、図 1 (c)に示すように、化学増幅 ポジ型フォトレジストにより形成されたレジストパターン 3上に、本発明の微細パターン 形成材料組成物を塗布し、必要に応じ、例えば、 65〜85°Cで 1分程度ベータして、 被覆層 4を形成させる。次いでレジストパターン 3から酸を被覆層 4に拡散させるため 、例えば 90〜130°Cで 1分程度加熱が行われる。これによりレジストパターン 3から酸 が拡散し、図 1 (d)に示されるように、レジストパターンに隣接する被覆層 4に架橋膜 5 が形成される。被覆層 4をァミン化合物含有現像液で現像して (第 2現像)、未架橋の 被覆層を除去することにより、図 1 (e)に示されるように、架橋膜 5により太らされたパ ターンが形成され、結果として、レジストパターン間が狭くなり、より微細化されたバタ ーンが形成される。
[0036] このように本発明による方法で形成された微細化されたパターンは、露光波長の限 界解像度以下のパターンを有するものであり、半導体等の電子デバイス装置や三次 元微細構造物製造のための微細加工等の微細なパターンを要求される電子素子に 有効に利用されるものである。

ポリビュルァセタール(ァセチル化度: 12mol%、ァセタール化度: 30mol%) 10 0重量部と尿素誘導体 (メトキシメチルイミダゾリジノン)の水溶性架橋剤 20重量部とメ トキシカルボ-ルイ匕ポリアリルアミン (PAA—U50 :商品名)(日東紡製) 4重量部と界 面活性剤であるァセチレノール EL (川研ファインケミカル社製) 0. 5重量部とを、純 水と水溶性有機溶媒であるイソプロピルアルコールとの混合溶媒 (純水 95重量部に 対して、イソプロピルアルコール 5重量部) 1470重量部に溶かし、微細パターン形成 材料組成物 (組成物 A)を調製した。次 、で以下の「架橋膜膜厚の検査」および「現 像後の欠陥検査」に付した。

AZKrF— 17B80 (クラリアント社製、「AZ」は登録商標(以下同じ) )を 6インチのベ ァ(Bare)なシリコンウェハ上にスピン塗布し、 180°Cで 60秒問ダイレクトホットプレー トによりベータし、 0. 080 m厚の反射防止膜を形成した。さらに AZDX5240P (ク ラリアントネ土製)をスピン塗布し、 90°Cで 60秒間ダイレクトホットプレートによりベータし て、 0. 585 m厚のレジスト膜を形成させた。このレジスト膜を 248. 4nmKrFエキシ マレーザー光により、ハーフトーンマスクを介して選択的に露光し、 120°Cで 60秒間 ダイレクトホットプレートにてポストェクスポージャーベータ(PEB)した後、現像液とし て AZ300MIF (クラリアント社製; 2. 38重量0 /0水酸化テトラメチルアンモ-ゥム水溶 液)を用い、 60秒間パドル現像することにより、シリコンウェハ上に直径 0. 220 μ τα サイズのホールパターンを形成させた。このホールパターン上に、組成物 Αを回転塗 布し、 85°Cで 70秒間ダイレクトホットプレートにてベータして、 0. 350 mの膜を形 成した。次いで、レジスト層と組成物 Aとの界面での架橋反応を促進させるため、 115 °Cで 70秒間ダイレクトホットプレートにて加熱(ミキシングベータ)を行った後、純水で 60秒間流水現像することにより、架橋膜の形成を行った。 CD—SEM (日立ハイテク ノロジーズ社製 S9220)を使用し、架橋膜形成後のホールパターンの直径を測長し、 初期ホール径との差を架橋膜の膜厚とした。得られた結果は表 iに示す通りであった

AZKrF— 17B80 (クラリアント社製)を 8インチのベアなシリコンウェハ上にスピン塗 布し、 180°Cで 60秒間ダイレクトホットプレートによりベータし、 0. 080 m厚の反射 防止膜を形成させた。さらに AZDX5240P (クラリアント社製)をスピン塗布し、 90°C で 60秒間ダイレクトホットプレートによりベータして、 0. 585 m厚のレジスト膜を形 成させた。このレジスト膜を 248. 4nmKrFエキシマレーザー光により、ノイナリーマ スクを介して選択的に露光し、 120°Cで 60秒問ダイレクトホットプレートにてポストエタ スポージャーベータ(PEB)した後、現像液として AZ300MIF (クラリアント社製; 2. 3 8重量0 /0水酸ィ匕テトラメチルアンモ -ゥム水溶液)を用い、 60秒間パドル現像すること により、シリコンウェハ上に直径 0. 250 mサイズのホールパターンを形成させた。こ のホールパターン上に、組成物 Aを回転塗布し、 85°Cで 70秒間ダイレクトホットプレ ートにてベータして、 0. 350 mの膜を形成した。次いで、レジスト層と組成物 Aとの 界面での架橋反応を促進させるため、 115°Cで 70秒間ダイレクトホットプレートにて 加熱 (ミキシングベータ)を行った後、純水で 60秒間流水現像することにより、架橋膜 の形成を行った。表面欠陥検査計 (KLAテンコール社製、 10^—2115)を使用し、 現像後の欠陥検査測定を行った。現像後の欠陥数の評価は、現像後のホールバタ ーンにブリッジなどが形成され、ホールパターンがきれ ヽに抜けて現像されて!、な!/ヽ 場合を現像後の欠陥とし、ウェハ上の全欠陥数を、現像後の欠陥数とした。得られた 結果は表 1に示す通りであった。

(水溶性架橋剤量を減らした微細パターン形成材料の調製、及びパターン形成評価 )
ポリビュルァセタール(ァセチル化度: 12mol%、ァセタール化度: 30mol%) 100 重量部と尿素誘導体 (メトキシメチルイミダゾリジノン)の水溶性架橋剤 10重量部とメト キシカルボ二ルイ匕ポリアリルアミン(日東紡製) 4重量部と界面活性剤であるァセチレ ノール EL (川研ケミカル社製) 0. 5重量部とを、純水と水溶性有機溶媒であるイソプ 口ピルアルコールとの混合溶媒(純水 95重量部に対して、イソプロピルアルコール 5 重量部) 1470重量部に溶かし、微細パターン形成材料 (組成物 B)を調製した。比較 例 1と同様にして、「架橋膜膜厚の検査」および「現像後の欠陥検査」を行った。得ら れた結果は表 1に示す通りであつた。

(架橋反応温度を低くしたパターン形成評価)
組成物 Aを用い、架橋反応工程時 (ミキシングべイク)の温度を 115°Cではなく 90 °Cにすることを除き、比較例 1と同様にして、「架橋膜膜厚の検査」および「現像後の 欠陥検査」を行った。得られた結果は表 1に示す通りであった。

ポリビュルァセタール(ァセチル化度: 12mol%、ァセタール化度: 30mol%) 100 重量部と尿素誘導体 (メトキシメチルイミダゾリジノン)の水溶性架橋剤 20重量部と界 面活性剤であるァセチレノール EL (川研ケミカル社製) 0. 5重量部とを、純水と水溶 性有機溶媒であるイソプロピルアルコールとの混合溶媒 (純水 95重量部に対して、ィ ソプロピルアルコール 5重量部) 1470重量部に溶かし、微細パターン形成材料 (組 成物 C)を調製した。そして、組成物 Cを用い、現像時に使用する溶液が純水に変え て 0. 5%水酸ィ匕テトラメチルアンモ -ゥム (TMAH)水溶液であることを除き、比較例 1と同様にして、「架橋膜膜厚の検査」および「現像後の欠陥検査」を行った。得られ た結果は表 1に示す通りであった。

表 1から、現行の微細パターン形成材料組成物 (組成物 A)を用い、純水現像にて 架橋膜膜厚を抑えた微細パターンを形成させる場合、架橋反応時の温度を低くする ことによって架橋膜の膜厚を抑えることができるが、現像欠陥数は増加する欠点があ ることがゎカゝる。また、微細パターン形成材料中に含まれる水溶性架橋剤の量を減ら すことで、架橋反応時の温度を低くすることなぐ架橋膜膜厚を抑えた微細パターン を形成させることが可能であるが、このような方法でも現像欠陥数は増加してしまう欠 点がある。
一方、本願発明による実施例 1の結果から、微細パターン形成材料中にアミン化合 物が含まれて!/、な 、場合でも現像欠陥は比較例に比べ減少して 、ることがわ力る。 また、実施例 2〜7のようにァミン化合物含有現像液を用いて微細パターン形成材料 の現像を行った場合、水酸ィ匕テトラメチルアンモ -ゥム水溶液の濃度により架橋膜膜 厚がコントロールされ、架橋膜の膜厚を抑えながら、同時に現像欠陥の発生をも抑制 した微細パターンの形成が可能になることがわかる。また、実施例 8〜9の結果から水 酸ィ匕テトラメチルアンモ -ゥム水溶液の代わりに、ポリアリルアミン水溶液、ジェチル ァミン水溶液を用いても、架橋膜膜厚を抑えながら、尚且つ現像欠陥がない微細パ ターンの形成が可能になることがわかる。

Claims

請求の範囲
[1] 加熱により酸を供給することができる物質を含むレジストパターン上に微細パターン 形成材料組成物を塗布して被覆層を形成させ、加熱により前記レジストパターンから 酸を拡散させ、前記被覆層の前記レジストパターンに接する部分において架橋反応 を起こさせて前記被覆層に架橋膜を形成させ、前記被覆層の未架橋部分を現像液 を用いて除去することにより現像する微細パターン形成方法において、前記微細パ ターン形成材料組成物が水溶性榭脂、水溶性架橋剤、および、水または水と水溶性 有機溶媒との混合液力 なる溶媒を含んでなり、前記被覆層の未架橋部分の除去を ァミン化合物を含有する現像液を用いて行うことを特徴とする微細パターン形成方法
[2] 前記微細パターン形成材料組成物が、アミンィ匕合物をさらに含んでなる、請求項 1 に記載の微細パターン形成方法。
[3] 前記微細パターン形成材料組成物が、界面活性剤をさらに含んでなる、請求項 1ま たは 2に記載の微細パターン形成方法。
[4] 前記現像液が、第 1級ァミン化合物、第 2級ァミン化合物、第 3級ァミン化合物、第 4 級ァミン化合物力もなる群力 選ばれる化合物の少なくとも 1種類を含んでなる、請求 項 1〜3のいずれか 1項に記載の微細パターン形成方法。
[5] 前記現像液中のアミン化合物濃度が 0. 1〜2. 0%である、請求項 1〜4のいずれ 力 1項に記載の微細パターン形成方法。
[6] 前記現像を 15〜30°Cで行う、請求項 1〜5に記載の微細パターン形成方法。
[7] 請求項 1〜6のいずれか 1項に記載の微細パターン形成方法により形成されたこと を特徴とするパターン。
[8] 請求項 1〜6のいずれか 1項に記載の微細パターン形成方法を用いて製造された ことを特徴とする半導体素子。
[9] 請求項 1〜6のいずれか 1項に記載の微細パターン形成方法を用いて製造された ことを特徴とする LCDパネルの液晶表示面。
